Materials Engineering
Optical emission spectroscopy (OES) has proven to be a valuable tool in the developmrent and production of state-of-the-art semiconductor devices. Application to the plasma etching of a variety of materials necessary for integrated circuit fabrication is discussed, with particular emphasis placed on etch endpoint analysis. The utility of OES techniques in monitoring photolithographic processes is also presented.

This paper examines the effects of thermal loading and time history upon the thermal stresses developed in lithographic mask structures as would be expected under irradiation by intense soft x rays. The objective of this work was to examine the phenomenology of the interaction and to evaluate the limits placed upon mask dosage. The mechanics of mask failure are examined in terms of single pulse and cumulative, or fatigue, effects. A number of prototypical mask structures are investigated, which show that the application of intense pulsed sources to x‐ray lithography does not reduce the potential utility of the techique. Response Of Lithographic Mask Structures To Repetitively Pulsed X-Rays: Dynamic Response, Clive L. Dym, A. Ballantyne

This paper addresses the issue of the dynamic response of thin lithographic mask structures to thermally induced stress fields. In particular, the impact of repetitively pulsed x‐ray sources are examined: the short duration (1–100 nsec) pulses induce large step changes in mask temperatures, which can, in turn, induce a dynamic response. The impact of conductive cooling of the mask is to reduce the repetitively pulsed problem to a series of isolated nearly identical thermal impulses of duration approximately equal to the cooling time. This paper presents short-time interpretation methods for radial-spherical (or radial-hemispherical) flow in homogeneous and isotropic reservoirs inclusive of wellbore storage, wellbore phase redistribution, and damage skin effects. New dimensionless groups are introduced to facilitate the classic transformation from radial flow in the sphere to linear flow in the rod. Analytical expressions, type curves (in log-log and semi log format), and tabulated solutions are presented, both in terms of pressure and rate, for all flow problems considered. A new empirical equation to estimate the duration of wellbore and near-wellbore effects under spherical flow is also proposed.

Computer-assisted analysis was used to study the relation among uniform, linear, and nonlinear stress components thermally induced in a composite bridge section for hypothetical parameters of varying span lengths, number of spans, and support conditions, as well as for actual bridges. The results were verified by conventional methods of analysis. The following was concluded for prismatic (constant) sections: (1) For constant proportionality of span lengths, each of the three thermal stress components is independent of span length; (2) variation of the proportionality of span lengths affects only the linear stress component; (3) support reactions and deflections caused by thermal loading …

The implantation of 150 kev molybdenum ions into polished molybdenum laser mirrors is found to increase the complex dielectric constant in the visible spectrum. Analysis using the Bruggeman effective medium approximation demonstrates that the increase is due to surface smoothing and that the surface is made nearly atomically smooth by a fluence of 5 x 1015 /cm2. Implantation of Au at 1Mev caused considerable microscopic roughening, as well as a change in the bulk optical properties. 3 MeV Ni ion implantation caused only a slight surface roughening. This Energy Note gives the non-technical reader a clear look at windows - how to get the most from them in cooling, heating, ventilating and illuminating the home. Although most of the points are applicable anywhere in the country, emphasis is on summer solar heat gain experienced in buildings in Florida. Two common features of Southern building style are large window areas to let the light and breezes in, and shading devices or window films to keep the hot sunshine out. This energy note addresses design guidelines and strategies as well as shading devices and window films for existing windows.

The inability to predict the degradation tendencies of shale has resulted in numerous failures of projects where shale was used as a construction material. Because shale does not fit neatly into either a soil category or a rock category, the tests that are commonly used to classify soil or rock are in many instances not totally suitable for classifying shale as to its long-term behavior properties. Thus, special classification tests of shale types has become necessary. The durability or shale relates to how well it can withstand its changing environment and still retain its initial properties. Equilibrium moisture content-equilibrium relative humidity data for broken corn cobs have been determined for both desorption and adsorption conditions for three temperature levels and five moisture levels. The Modified Henderson and Chung equilibrium moisture equations have been fitted to these data by using non-linear regression procedures to estimate equation parameters. Both equations adequately represented the experimental data. A test of varietal differences indicated no significant difference in cob desorption ERH values for three selected corn varieties.

The Kentucky Transportation Research Program has completed a laboratory study involving the use of flue gas desulfurization sludge (scrubber sludge) for potential application as a highway subbase and/or embankment material. Scrubber sludge is a waste produet formed when fly ash (and other residue) is combined with a lime dust slurry filter cake and stabilized with quicklime (calcium oxide). Samples of stockpiled (field) sludge and dry sludge components were obtained from the Robert Reid Station (Big Rivers Electric Corporation) in Sebree, Kentuclty. A microcomputer-based digital image processing system has been developed to count and size laser-generated small particle images. Processing rates of 5 to 600 frames per minute were achieved by utilizing a real-time digital image processor. Particles from 7 to 700 µm in the plane of focus were counted and sized. A major emphasis in this work was to determine the basic problems and limitations involved with using a digital image processing scheme to accurately size particles. In this study, two types of accident rates were determined. First, accident rates were calculated based on 1983 data. Secondly, the 1983 data were combined with the 1980, 1981, and 1982 data to calculate long-term accident statistics to reflect a four-year average.
Comparison of 1983 to combined 1980 through 1982 rates show that the rates have remained remarkedly stable. Several methods of classifying highways were used when determining average rates. Average and critical accident rates were calculated for use in the high-accident location identification program. Also, average and critical numbers of accidents were determined.

In the reported experiments, plasma polymerization of tetrafluoroethylene (TFE), perfluoro-2-butyl-tetrahydrofuran (PFBTHF), ethylene, and styrene were investigated in various combinations of monomer flow rates and discharge wattages for the substrate temperature range of minus 50 to 80 degree C. The polymer deposition rates can be generally expressed by k//o equals Ae** minus **b**t, where k//o is the specific deposition rate given by k//o equals (deposition rate)/(mass flow rate of monomer), A is the preexponential factor representing the extrapolated value of k//o at zero absolute temperature, and b is the temperature-dependence coefficient. A closed form solution to Burgers' equation on an infinite domain has been obtained for "random sawtooth" continuous initial conditions defined on a finite domain. The "turbulent" solution is then used to compute statistical measures such as skewness and flatness factors, energy decay rates, and the temporal evolution of velocity autocorrelations and energy spectra. © 1985 American Institute of Physics.

Bistabiity By Induced Waveguiding In Coupled Semiconductor Lasers, Daniel Heffernan, J. Mcinerney, L. Reekie, D. Bradley

Recently, McInerney, Reekie, and Bradley observed bistability in twin diode GaAs/GaAlAs injection lasers in an external cavity when both diodes were above threshold. We show that this bistability may be explained by a form of self-focusing which is produced by induced waveguiding in the wide stripe lasers. A detailed analysis is performed on a standard model of these diodes in an external cavity. We have found very good agreement between theory and experiment.

A brochure proposing the use of "Contained Rock Asphalt Mat" (CRAM) provided a comparison of stress distributions throughout a CRAM structure (Figure 1) as compared to a conventional pavement (Figure 2). Experience has indicated that stress distributions do not always present the most sensitive or appropriate analysis of a pavement structure. Distributions of strains, and more particularly "work", are better indicators of load distributions throughout a pavement structure and subsequent performance.

Out-of-control vehicles on steep grades have the potential for and frequently do result in severe accidents. There are two truck escape ramps in Kentucky, and both were constructed as a result of severe accidents and the potential for additional accidents.
One escape ramp is on the Hyden Spur (KY 118) in Leslie County. Because of geometric conditions of the highway and topographic constraints, an arrester-type escape ramp was designed with pea gravel as the arrester material.
