Self‐Consistent Scattering Matrix Calculation Of The Distribution Function In Semiconductor Devices, Mark A. Stettler, Mark S. Lundstrom
Self‐Consistent Scattering Matrix Calculation Of The Distribution Function In Semiconductor Devices, Mark A. Stettler, Mark S. Lundstrom
Department of Electrical and Computer Engineering Faculty Publications
The scattering matrix approach is a new technique for solving the Boltzmann equation in devices. We report a self-consistent application of the technique to realistic silicon devices exhibiting strong nonlocal effects. Simulation of a hot-electron, n-i-n diode demonstrates that the new technique efficiently and accurately reproduces Monte Carlo results without the statistical noise, allowing much tighter convergence with Poisson’s equation.
Minority Hole Mobility In N+ Gaas, Michael L. Lovejoy, Michael R. Melloch, Mark S. Lundstrom, R. K. Ahrenkiel
Minority Hole Mobility In N+ Gaas, Michael L. Lovejoy, Michael R. Melloch, Mark S. Lundstrom, R. K. Ahrenkiel
Department of Electrical and Computer Engineering Faculty Publications
The minority hole diffusivity, or equivalently the hole mobility, was measured in n+GaAs with the zero‐field time‐of‐flight technique. The minority hole mobility was measured for the donor doping range of 1.3×1017 cm−3 to 1.8×1018 cm−3 and was found to vary from 235 to 295 cm2/V s. At the lower doping level, the minority hole mobility is comparable to the corresponding majority hole mobility, but at 1.8×1018 cm−3 the minority hole mobility was 30% higher than the majority carrier hole mobility. These results have important implications for the design of devices such …

Microsecond Lifetimes And Low Interface Recombination Velocities In Moderately Doped N-Gaas Thin Films, Gregory Benedict Lush, D. H. Levi, H. F. Macmillan, Michael R. Melloch, Mark S. Lundstrom, R. K. Ahrenkiel
Department of Electrical and Computer Engineering Faculty Publications
We have observed lifetimes greater than 1 ps in moderately doped, thin film, n-GaAs/A1a,Gae,As double heterostructure membranes formed by etching away the substrate. We attribute these ultralong lifetimes to enhanced photon recycling caused by the removal of the substrate. Nonradiative recombination in the bulk and at the interfaces is very low; the upper limit of the interface recombination velocity is 25 cm/S.-Such long lifetimes in GaAs doped at N,= 1.3 X 10” cme3 suggest that thin-film solar cells offer a potential option for achieving very high efficiencies.

Department of Electrical and Computer Engineering Faculty Publications
Minority electron properties in p+‐GaAs doped with beryllium (Be) and with carbon (C) are reported. Measurements of essentially identical responses for structures differing only in dopant element demonstrate that the diffusivity (Dn) and the diffusion lengths (Ln) are the same in p+‐GaAs doped to ∼1019 cm−3 with Be‐ and C‐dopants. Zero‐field time‐of‐flight analysis yields Dn=35 cm2/s and internal quantum efficiency analysis yields Ln=2.4 μm, which implies a lifetime that is approximately at the estimated radiative limit. In addition, the majority Hall mobility was also found to be identical …
Minority Electron Transport In Inp/Ingaas Heterojunction Bipolar Transistors, Paul Dodd, Mark S. Lundstrom
Minority Electron Transport In Inp/Ingaas Heterojunction Bipolar Transistors, Paul Dodd, Mark S. Lundstrom
Department of Electrical and Computer Engineering Faculty Publications
Electron transport across the base of InP/InGaAs heterojunction bipolar transistors is examined by Monte Carlo simulation. The base transit times and electron distribution functions are examined as a function of basewidth. Clear ballistic behavior is observed only for extremely thin bases (much less than 100 A). Over the range of basewidths of interest for devices, base transport appears diffusive, but the electrons are very far from thermal equilibrium. The diffusive behavior is shown to arise from the sensitivity of the steady-state carrier population to small amounts of large-angle scattering.

Department of Electrical and Computer Engineering Faculty Publications
Time‐resolved photoluminescence decay measurements are used to explore minority carrier recombination in n‐type GaAs grown by metalorganic chemical vapor deposition, and doped with selenium to produce electron concentrations from 1.3×1017 cm−3 to 3.8×1018 cm−3. For electron densities n0<1018 cm−3, the lifetime is found to be controlled by radiative recombination and photon recycling with no evidence of Shockley–Read–Hall recombination. For higher electron densities, samples show evidence of Shockley–Read–Hall recombination as reflected in the intensity dependence of the photoluminescence decay. Still, we find that radiative recombination and photon recycling are important for …10

Topics In Nonlinear Stochastic Control, Estimation, And Decision, Using A Measure Transformation Approach, Charalambos Demetriou Charalambous
Electrical & Computer Engineering Theses & Dissertations
We discuss topics in the theory of nonlinear stochastic control, estimation, and decision via a probabilistic approach using measure transformations and martingale theory. First, we investigate the problem of estimating a diffusion process using coordinate transformations and measure transformations, both locally and globally; this is the analog of nonlinear coordinate and state feedback transformations used to obtain exact linearization in nonlinear deterministic control problems. Our results are new in that we use a probabilistic approach rather than a purely geometric one, and also in that we derive representations when the processes are defined locally rather than just globally. A gauge …

Bounds On Constraint Weight Parameters Of Hopfield Networks For Stability Of Optimization Problem Solutions, Gursel Serpen
Electrical & Computer Engineering Theses & Dissertations
The purpose of the presented research is to study the convergence characteristics of Hopfield network dynamics. The relation between constraint weight parameter values and the stability of solutions of constraint satisfaction and optimization problems mapped to Hopfield networks is investigated. A theoretical development relating constraint weight parameter values to solution stability is presented. The dependency of solution stability on constraint weight parameter values is shown employing an abstract optimization problem. A theorem defining bounds on the constraint weight parameter magnitudes for solution stability of constraint satisfaction and optimization problems is proved. Simulation analysis on a set of optimization and constraint …

Fast Power Flow With Capability Of Corrective Control Using A Neural Network, Badrul H. Chowdhury, B. M. Wilamowski
Electrical and Computer Engineering Faculty Research & Creative Works
The authors present a number of different configurations of a neural network and identify a particular case which is most suitable for power flow analysis in real-time applications. The advantage of fast computation of the artificial neural network (ANN) is used for obtaining power flow solutions in real time. The inputs to the ANN are the real and reactive power generating and demand in the system, and the output data are the complex bus voltages. A few configurations of the neural network were experimented with, and the best results were achieved with a single-layer feedforward neural network with nonlinear feedback. …
Hybrid Clamping In Ntsc Digital Video Equipment, Norman R. Cox, Douglas William Irwin
Hybrid Clamping In Ntsc Digital Video Equipment, Norman R. Cox, Douglas William Irwin
Electrical and Computer Engineering Faculty Research & Creative Works
Two algorithms that are suitable for deriving the blanking level of a National Television Systems Committee (NTSC) composite video signal are described. One method consists of averaging digitized color-burst samples taken from successive scan lines. A second method involves processing a group of samples taken from a single burst interval. Either algorithm used in a hybrid clamping arrangement results in automatic drift compensation and the ability to tie the back porch or sync tip to a predetermined digital output code. This aids in matching the analog signal to the input of the analog-to-signal (A/D) converter for maximum signal-to-noise ratio (SNR). …

Tapered Radio Frequency Transmission Lines, Vincent D. Matarrese
Dissertations and Theses
A transformation used to obtain solutions for the beam parameter equation of fiber optics is applied to the second order differential equation for nonuniform transmission lines. Methods are developed for deriving possible transmission line tapers from known solutions of the transformed equation. This study begins with a comprehensive overview of previous work done to obtain closed-form solutions for the transmission line equations. Limitations of the lumped parameter model are also discussed. As part of this thesis, a tapered transmission line is constructed, based on one of the solutions obtained from the fiber optics studies. A discussion of the design and …
A Generalized, Parametric Pr-Qmf/Wavelet Transform Design Approach For Multiresolution Signal Decomposition, Hakan Caglar
A Generalized, Parametric Pr-Qmf/Wavelet Transform Design Approach For Multiresolution Signal Decomposition, Hakan Caglar
Dissertations
This dissertation aims to emphasize the interrelations and the linkages of the theories of discrete-time filter banks and wavelet transforms. It is shown that the Binomial-QMF banks are identical to the interscale coefficients or filters of the compactly supported orthonormal wavelet transform bases proposed by Daubechies.
A generalized, parametric, smooth 2-band PR-QMF design approach based on Bernstein polynomial approximation is developed. It is found that the most regular compact support orthonormal wavelet filters, coiflet filters are only the special cases of the proposed filter bank design technique.
A new objective performance measure called Non-aliasing Energy Ratio(NER) is developed. Its merits …
Error Detection And Correction In Compressed Data, Nadir Sezgin
Error Detection And Correction In Compressed Data, Nadir Sezgin
Theses
Encoded data is very sensitive to the channel errors. Especially if the data is compressed by Arithmetic Encoding procedure, then the error propagation is very high. The error propagation in Arithmetic Coding is studied. Exploiting the high error propagation property when compressing data by Arithmetic encoding procedure, two different algorithms have been proposed for error detection and correction. Under certain conditions these algorithms detect and with a very high probability correct the errors introduced to the compressed data.

Conditional Artificial Dielectrics ; Fabry-Perot Etalon, Ling-Yi Hu
Theses
Fabry-Perot etalons are optical resonators comprise of two mirrors and a spacer layer. By embedding a thin, photo-sensitive layer ( Conditional Artificial Dielectric - CAD layer ) in the middle of the spacer layer, we were able to photo-control the transmission properties of a Fabry-Perot etalon. Different structures have been analyzed and measured to find that a change of .01 was photo-activated in the refractive index of the Conditional Artificial Dielectric layer.

Computer Control For 2-Axis Magnetic Suspension System, Jian Chen
Theses
A two-axis magnetic suspension system. using linear-potentiometer position sensing and DC solenoids, controlled digitally by a 80386 microcomputer has been built and operated in our laboratory. Control algorithms obtained by combining the full-state feedback control law with two methods of estimating velocities are studied. One method uses a nonlinear reduced-order observer; the other uses a finite difference algorithm. The nonlinear reduced-order observer performs better in simulation but the difference algorithm takes less calculation time and is used in the implementation. The system has been operated successfully to suspend weights up to 1.2 lb. and to get a slant angle more …

Studying The Mechanical Response Of Outer Hair Cells To Electric Pulses Using Image Sensors, Wayel F. Mutlag
Theses
The purpose of this research was to develop a way to improve the method used by Dr. Santos-Sacchi at the University of Medicine and Dentistry of New Jersey to detect the motion of the outer hair cell (OHC). As part of the work, the construction and functioning of the OHC are presented and two designs to detect the motion of the boundary of the OHC were investigated.
The first design utilizes the position sensitive detector (PSD) S3932 made by Hamamatsu Inc. This detector, however, required excessive intensity of the optical signal that was not compatible with the operation of the …
Temperature Regulation Post Hemorrhagic Shock In Rats : Atheoretical Analysis, Kahambwe Shungu
Temperature Regulation Post Hemorrhagic Shock In Rats : Atheoretical Analysis, Kahambwe Shungu
Theses
The adequacy of a mathematical model in simulating temperature regulation in rats after resuscitation from hemorrhagic shock is investigated. This model, proposed elsewhere, was devised to study temperature profiles during hyperthermia in humans.
Hemorrhagic shock was achieved by bleeding rats to an average mean arterial pressure (MAP) of 30mmHg. The rats were then maintained at this MAP for up to four hours by withdrawing or reinfusing the shed blood. One group (the control group), was allowed to return to normal body temperature after the shock episode without external intervention. A second group (microwave group) was irradiated, for an average of …
Position Recovery And Motion Analysis From Stereo Image Sequences, Yuxin Xie
Position Recovery And Motion Analysis From Stereo Image Sequences, Yuxin Xie
Theses
Based on four stereo images, a new concept of unified optical flow field has been developed recently [3]. It is a generalization of the optical flow in stereo imagery. A set of fundamental equations is established to characterize the unified optical flow field. Another set of equations is then derived from which 3-D structure can be reconstructed and its motion can be analyzed by the use of the unified optical flow field quantities. In this thesis, we use some synthetic images of a rotated conical structure to study and test the theoretical results. The simulation and results are presented, thus …

An Implementation Of Bionomial-Qmf For Subband Coding Of Speech, Feng Chen
Theses
A real-time subband speech codec is implemented by the author on TMS320C25 digital signal processor based hardware for speech compression down to 0.25 bit per sample.
The Binomial Quadrature Mirror Filters (B-QMFs) are employed as the basic block for the hierarchical, dynamic tree, analysis/synthesis filter bank. After the analysis, available bits are optimally allocated among subbands. Band statistics are updated to overcome the nonstationarities of speech signal.
The energy compaction performance of this codec is compared with different subband and DCT in simulations for speech signals and AR(1) source models.
It is shown that the speech codec implemented provides an …

Vision-Guided Servoing Robot Arm System, Shing Lee
Theses
This thesis investigate the problem of tracking 2-D circle parts with an eye-in-hand robot arm system. A vision module capable of measuring the motion of a circle is developed. Two algorithms based on the conic equation representation of circle and the symmetric property are developed. The first algorithm approximates the image of the circle as an ellipse. The second algorithm use the arc radius estimator to extract two image points of the circle located at the center of the largest arc. These image points are then used to solve for the inverse perspective transformation. An inverse kinematics solution based on …

Electrical Equivalent Method For The Calculation Of Vibrations In Transformers, D Chambega
Tanzania Journal of Engineering and Technology (TJET)
Noiselevel calculations may be done using an electrical equivalent method. So far a single mass and a double mass vibrating system may easily be represented by equivalent electrical circuits which are in turn useful for analysis. Multimass vibrating systems like transformers do not have straightforward methods which can enable analysis of noiselevels. This paper attempts to develop such a method by extending the method applicable to a double mass vibrating system. Then the validity of the method is tested using a transforme

Simulation And Modeling Of Kinetics Of Silicon Oxidation In The Thin Oxide Regime, Tirthankar Dutta
Simulation And Modeling Of Kinetics Of Silicon Oxidation In The Thin Oxide Regime, Tirthankar Dutta
Theses
Thermal oxidation of Silicon in dry O2, in the thin regime(< 500A) is of vital importance to VLSI device engineers, because thin layers of SiO2 are exclusively used as gate dielectric for high performance of MOS devices. There exist a number of models to explain the kinetics of oxidation in this thin regime. However there is considerable variance among them and the reported rate constants, which are supposed to describe the oxidation process. Rather than arriving at an alternative model, the present study aims at an extensive study and simulation of existing models of oxidation in dry oxygen, in the thin regime, with a recent set of experimental data and …

Software Development For Analysis Of Stochastic Petri Nets Using Transfer Functions, Aman U. Jamwal
Theses
This thesis research is an implementation of a closed-form analytical technique for study, evaluation and analysis of Stochastic Petri Nets (SPN). The technique is based on a theorem that an isomorphism exists between an SPN and a Markov Chain. The procedure comprises five main steps: reachability graph generation of the underlying Petri net, transformation of the reachability graph to a state machine Petri net, calculation of transfer functions, computation of equivalent transfer functions via Mason's rule, and computation of performance parameters of the SPN model from the equivalent transfer functions and their derivatives. The software is developed in UNIX using …

Design Of An Advanced Control Algorithm For A Nuclear Power Plant Feedwater Control System, Randall C. Ezzo
Theses
Electric power companies with nuclear power plants have been aggressively looking for ways to increase plant safety and availability by increasing the reliability and performance of the plant's control systems. The performance of the Oyster Creek Nuclear Station's feedwater control system can be significantly improved by replacing the proportional-integral compensator with a compensator based on modern control concepts. In response to a -10 inch reactor water level setpoint change, settling time is improved from 107 seconds with 3% overshoot to 34 seconds with no overshoot.

Fast Arithmetic Operations On The Hypercube Using Conditional Sum Addition And Modified Booth's Algorithm, Umar Bin Iftikhar
Theses
Algorithms for fast arithmetic operations (i.e., addition and multiplication) on the hypercube computer are presented. The hypercube network of dimension d interconnects N = 2d processors in such a way that each processor is directly connected to d neighboring processors; m order to communicate between processors, the maximum length of the path is d. The addition algorithm is based on the conditional sum technique. The computational time using this algorithm is O(log2 N+q) where q is the number of the bits per processor in the hypercube of N processors. Operands of size N*q are distributed among the hypercube …

Computer Aided Design Of A Broadband Microwave Power Divider, Jaideep Mukherjee
Theses
The purpose of this thesis to provide alternative design procedure for a power divider that has broadband characteristics. The Wilkinson power divider consisting of cascaded quarter wave sections is known to increase the bandwidth while maintaining high isolation and good match conditions at individual ports. Resistors placed between the quarter wave sections served to increase isolation. The values of required components were determined using odd and even mode analysis. In this work, the approximate theory developed previously is used as a preliminary design model, and it is extended further by considering optimization techniques and coupling between adjacent arms. This novel …
