Ultra-scaled FinFET transistors bear unique fingerprint-like device-to-device differences attributed to random single impurities. Through correlation of experimental data with multimillion atom simulations in NEMO 3-D, we can identify the impurity’s chemical species and determine their concentration, local electric field and depth below the Si/SiO2 interface. The ability to model the excited states rather than just the ground states is the critical need. We therefore demonstrate a new approach to atomistic impurity metrology and confirm the assumption of tunneling through individual impurity quantum states.

A realistic 40 nm InAs high electron mobility transistor is studied using a two-dimensional, full-band, and atomistic Schr¨odinger-Poisson solver based on the sp3d5s∗ tightbinding model. Bandstructure non-parabolicity effects, strain, alloy disorder in the InGaAs and InAlAs barriers, as well as band-to-band tunneling in the transistor OFF-state are automatically included through the full-band atomistic model. The source and drain contact extensions are taken into account a posteriori by adding two series resistances to the device channel. The simulated current characteristics are compared to measured data and show a good quantitative agreement.

The Building America program has been working with home builders for more than a decade using a variety of strategies for bringing fresh air into the homes. Many of these strategies utilize the central air handler fan from the HVAC system to ventilate when the system runs. Controllers can be purchased to force the air to enter for minimum periods of time or to shut off outside air dampers after some period of runtime. In a hot and humid climate such as Florida, 'snowbirds' that leave their homes for extended summer periods need guidance on effective and energy efficient methods of humidity control. Experiments were performed in seven residences to evaluate various approaches to humidity control, including providing no mechanical system control. A humidity target was identified to maintain indoor relative humidity (RH) at 65% or lower most of the time. Providing no mechanical conditioning (letting the building 'float') yields relative humidity at 65% or below during hot and sunny weather in some homes, but not during cloudy weather. The U.S. Department of Energy's (DOE) Building America Industrialized Housing Partnership (BAIHP) has collaborated with two of its industry partners to work on a portion of the project that relates to the construction and evaluation of prototype interior duct systems. In 2006, work began on a duct system design that would locate the entire length of duct work within the air and thermal barriers of the envelope. High-efficiency home designs have significantly reduced sensible cooling loads, and some building codes and IAQ standards have begun requiring continuous outdoor ventilation air. These trends have led to an increased prevalence of high indoor humidity conditions (Rudd and Henderson 2007). This paper presents a summary of low-cost or no-cost equipment selection and operation options for conventional residential air-conditioning equipment than can result in lower indoor humidity levels. These options should be evaluated and employed to the extent possible prior to considering the added first cost and operating costs of separate dehumidification equipment.

In most applications, heating, ventilating, and air conditioning (HVAC) equipment is controlled to maintain an indoor dry-bulb set point temperature. Moisture removal by the HVAC system is considered to be an operational byproduct. During summer months, the operation of the HVAC system is usually sufficient to meet both the sensible and latent cooling loads. However, during other times of the year when sensible loads are reduced, the moisture load can be significantly higher than the available moisture removal capacity of the air conditioning system. This monitored study is an evaluation of summer and winter energy performance aspects of a green roof on a 2-story central Florida university building addition that was completed in 2005. An earlier report on this study was published through the 2006 Symposium on Improving Building Systems in Hot and Humid Climates. This report reviews these earlier results and provides second-summer results which show significant performance improvements for the green roof compared with the first summer results.

Sliding mode control is a nonlinear feedback control technique which provides good robustness against modeling uncertainties and external disturbances. However, as the uncertainties or disturbances increase, a greater control input is required, and the control signal may cause an undesirable chattering phenomenon. In general, the further the system trajectory from the origin, the more violent the chattering effect. However, as the trajectory moves closer to the origin, the degree of chattering gradually reduces. The major purpose of this paper is the theoretical elucidation of the corrosion tube growth mechanism of mild steel occurred from the effect of pH value and oxygen corrosion at elevated pressure provided by Riggs et al. [6]. Based on the Nernst-Planck equation, continuity principle, Green's theorem, Stokes's theorem and the equation of Newton's second law of motion, the mechanism of corrosion tube development can be explained theoretically. The Bernoulli sum is contant at any cross-section of tubular corrosion product. The implication of the present results are theoretically enhanced the formation of corrosion tube mechanism.

This paper presents a discrete-time output feedback sliding mode control to stabilize a class of linear uncertain systems in which the state is unavailable and no estimated state is required. The proposed sliding mode controller is derived to guarantee the existence of quasi-sliding mode by using output feedback only and the stability of overall closed-loop system is assured. This scheme ensures the robustness against parametric uncertainties and disturbances. Neither chattering phenomenon will occur nor the knowledge of upper bound of uncertainties is required. Simulation results demonstrate the efficacy of the proposed control methodology.

This paper presents an estimation of ground shaking intensity in the Ilan area caused by two scenario earthquakes. On the basis of seismic activity in the study area, the seismic zones, including Okinawa trough seismic zone section A and Suao-Hualien offshore seismic zone are established. The earthquakes occurring in these two zones are considered as the scenario earthquakes. A preformed A356 alloys with thixotropic structure (designated SSM-A356) was systematically studied on mechanical properties in order to establish the database for further investigations in forming and heat treatment. Because of the specific microstructure and characteristics, the heat treatment conditions of SSM-A356 were explored through the observations of microstructure and the measurement of micro-hardness. In the investigation of heat treatment, it was observed that the eutectic silicon was refined and spheroidized which is unlikely for conventional processing. The Air Force's Prompt Global Reach concept describes the desire to have a capability to reach any target within a 9000 nautical mile radius within two hours of launch. To meet this objective, much effort is being devoted to hypersonics and re-entry vehicles. Given the limited maneuverability of hypersonic vehicles, computational modeling is used to generate trajectories before launch to strike intended targets. Successful non-coding RNA gene searching requires examination of long-range intramolecular base pairing possibilities. This results in search algorithms with extremely long run times such that large-scale use of the algorithms often becomes computationally infeasible. Methods for the efficient search of the solution space are examined. A review of the standard dynamic-programming covariance model search algorithm is given. An analysis of the statistically probable regions of the search space is undertaken and a method of limiting the traditional dynamic-programming algorithm to this region is shown. A finger-worn haptic device capable of rendering 2-D graphics through vibrotactile feedback is presented. The device development is presented from its initial stages of being a stylus design using a photo-interrupter optical sensor and pager-motor actuator to a small case worn on the finger using a RGB color sensor and a piezoelectric actuator. Testing of the latest prototype design shows that it has a spatial sensitivity (<2mm) comparable to natural touch (~1mm) and can be used to output a variety of vibrotactile textures. The design can be expanded for a multiple finger, independent device, while remaining affordable (<$100) and highly portable (<500g).

A modified surface energy balance (SEB) model based on the Shuttleworth-Wallace and Choudhury-Monteith methods was developed to estimate evaporation from soil covered by crop residue, and transpiration from crop canopies. The model describes the energy balance and flux resistances for partially-vegetated and residue-covered surfaces. Physical and biochemical energy storage terms and lateral fluxes are neglected in the model. Net radiation is one of the inputs in the SEB model and provides the energy needed for soil evaporation, crop transpiration and heat transfer through the canopy, soil/residue surfaces and the atmosphere.

A system and method for detecting and identifying electronic devices based on their unintended electromagnetic emissions (“UEE”) signals is presented. During device classification, UEE signals are measured from a plurality of test devices and characteristic data is obtained from the UEE signal emitted from each test device. Using the characteristic data, a threshold value and ideal pulse template can be determined for each test device and stored in a memory. Static and dynamic conditions throughout various aft supersonic store separation events are examined using the Beggar Computational Fluid Dynamics (CFD) code from Air Force SEEK Eagle Office at Eglin Air Force Base, FL. An 8.9 deg half angle sphere cone is used for the carrier vehicle with an identically shaped store stowed within a hollow compartment in the aft section of the carrier body. Terahertz (THz) time domain spectroscopy (TDS) was assessed as a nondestructive evaluation technique for aircraft composites. Material properties of glass fiber composite were measured using both transmission and reflection configuration. The interaction of THz with a glass fiber composite was then analyzed, including the effects of scattering, absorption, and the index of refraction, as well as effective medium approximations. THz TDS, in both transmission and reflection configuration, was used to study composite damage, including voids, delaminations, mechanical damage, and heat damage.
