Atomically flat (111) interfaces between insulating perovskite oxides provide a landscape for new electronic phenomena. For example, the graphene-like coordination between interfacial metallic ion layer pairs can lead to topologically protected states [Xiao et al., Nat. Commun. 2, 596 (2011) and A. Rüegg and G. A. Fiete, Phys. Rev. B 84, 201103 (2011)]. The metallic ion/metal oxide bilayers that comprise the unit cell of the perovskite (111) heterostructures require the interface to be polar, generating an intrinsic polar discontinuity [Chakhalian et al., Nat. Mater. 11, 92 (2012)]. Here, we investigate epitaxial heterostructures of (111)-oriented LaAlO3/SrTiO3 (LAO/STO). We …

Antiferromagnetic (AFM) spintronics has emerged as a subfield of spintronics driven by the advantages of antiferromagnets producing no stray fields and exhibiting ultrafast magnetization dynamics. The efficient method to detect an AFM order parameter, known as the Néel vector, by electric means is critical to realize concepts of AFM spintronics. Here, we demonstrate that noncollinear AFM metals, such as Mn3Sn, exhibit a momentum dependent spin polarization which can be exploited in AFM tunnel junctions to detect the Néel vector. Using first-principles calculations, we predict a tunneling magnetoresistance (TMR) effect as high as 300% in AFM tunnel junctions with …

Although the phenomenon of tunneling has been known since the advent of quantum mechanics, it continues to enrich our understanding of many fields of science. Commonly, this effect is described in terms of electrons traversing the potential barrier that exceeds their kinetic energy due to the wave nature of electrons. This picture of electron tunneling fails, however, for tunnel junctions, where the Fermi energy lies sufficiently close to the insulator valence band, in which case, hole tunneling dominates. We demonstrate the deterministic control of electron and hole tunneling in interface-engineered Pt/BaTiO3/La0.7Sr0.3MnO3 ferroelectric tunnel …

The control of the in-plane domain evolution in ferroelectric thin films is not only critical to understanding ferroelectric phenomena but also to enabling functional device fabrication. However, in-plane polarized ferroelectric thin films typically exhibit complicated multidomain states, not desirable for optoelectronic device performance. Here we report a strategy combining interfacial symmetry engineering and anisotropic strain to design singledomain, in-plane polarized ferroelectric BaTiO3 thin films. Theoretical calculations predict the key role of the BaTiO3/PrScO3 (110)O substrate interfacial environment, where anisotropic strain, monoclinic distortions, and interfacial electrostatic potential stabilize a single-variant spontaneous polarization. A combination …

Spin-Neutral Currents For Spintronics, Ding-Fu Shao, Shu-Hui Zhang, Ming Li, Chang-Beom Eom, Evgeny Y. Tsymbal

Evgeny Tsymbal Publications

Electric currents carrying a net spin polarization are widely used in spintronics, whereas globally spin-neutral currents are expected to play no role in spin-dependent phenomena. Here we show that, in contrast to this common expectation, spin-independent conductance in compensated antiferromagnets and normal metals can be efficiently exploited in spintronics, provided their magnetic space group symmetry supports a non-spin-degenerate Fermi surface. Due to their momentum-dependent spin polarization, such antiferromagnets can be used as active elements in antiferromagnetic tunnel junctions (AFMTJs) and produce a giant tunneling magnetoresistance (TMR) effect. Using RuO2 as a representative compensated antiferromagnet exhibiting spin-independent conductance along the …

Multiferroic materials composed of ferromagnetic and ferroelectric components are interesting for technological applications due to sizable magnetoelectric coupling allowing the control of magnetic properties by electric fields. Due to being compatible with the silicon-based technology, HfO2-based ferroelectrics could serve as a promising component in the composite multiferroics. Recently, a strong charge-mediated magnetoelectric coupling has been predicted for a Ni/HfO2 multiferroic heterostructure. Here, using density functional theory calculations, we systematically study the effects of the interfacial oxygen stoichiometry relevant to experiments on the magnetoelectric effect at the Ni/HfO2 interface. Complex oxide heterointerfaces and van der Waals heterostructures present two versatile but intrinsically different platforms for exploring emergent quantum phenomena and designing new functionalities. The rich opportunity offered by the synergy between these two classes of materials, however, is yet to be charted. Here, we report an unconventional nonlinear optical filtering effect resulting from the interfacial polar alignment between monolayer MoS2 and a neighboring ferroelectric oxide thin film. The second harmonic generation response at the heterointerface is either substantially enhanced or almost entirely quenched by an underlying ferroelectric domain wall depending on its chirality, and can be further tailored …

We report the experimental evidence of evolving lattice distortion in high quality epitaxial orthorhombic SrIrO3(001) thin films fully strained on (001) SrTiO3 substrates. Angle-resolved X-ray photoemission spectroscopy studies show that the surface layer of 5 nm SrIrO3 films is Sr–O terminated, and subsequent layers recover the semimetallic state, with the band structure consistent with an orthorhombic SrIrO3(001) having the lattice constant of the substrate. While there is no band folding in the experimental band structure, additional super-periodicity is evident in low energy electron diffraction measurements, suggesting the emergence of a transition layer with crystal …

Dielectrics have long been considered as unsuitable for pure electrical switches; under weak electric fields, they show extremely low conductivity, whereas under strong fields, they suffer from irreversible damage. Here, we show that flexoelectricity enables damage-free exposure of dielectrics to strong electric fields, leading to reversible switching between electrical states —insulating and conducting. Applying strain gradients with an atomic force microscope tip polarizes an ultrathin film of an archetypal dielectric SrTiO3 via flexoelectricity, which in turn generates non-destructive, strong electrostatic fields. When the applied strain gradient exceeds a certain value, SrTiO3 suddenly becomes highly conductive, yielding at least …

BaTiS3 is a semiconductor with a small bandgap of ∼0.5 eV and strong transport anisotropy caused primarily by structural anisotropy; it contains well-separated octahedral columns along the [0001] direction and low lattice thermal conductivity, appealing for thermoelectric applications. Here, we evaluate the prospect of BaTiS3 as a thermoelectric material by using the linearized electron and phonon Boltzmann transport theory based on the firstprinciples density functional band structure calculations. We find sizable values of the key thermoelectric parameters, such as the maximum power factor PF = 928 μWK−2 and the maximum figure of merit ZT = 0.48 for …

The interconversion of charge and spin currents via spin-Hall effect is essential for spintronics. Energy-efficient and deterministic switching of magnetization can be achieved when spin polarizations of these spin currents are collinear with the magnetization. However, symmetry conditions generally restrict spin polarizations to be orthogonal to both the charge and spin flows. Spin polarizations can deviate from such direction in nonmagnetic materials only when the crystalline symmetry is reduced. Here, we show control of the spin polarization direction by using a non-collinear antiferromagnet Mn3GaN, in which the triangular spin structure creates a low magnetic symmetry while maintaining a …

Insulator-To-Conductor Transition Controlled By The Rashba-Zeeman Effect, Lingling Tao, Evgeny Y. Tsymbal

Evgeny Tsymbal Publications

The Rashba effect has recently attracted great attention owing to emerging physical properties associated with it. The interplay between the Rashba effect and the Zeeman effect, being produced by the exchange field, is expected to broaden the range of these properties and even result in novel phenomena. Here we predict an insulator-to-conductor transition driven by the Rashba–Zeeman effect. We first illustrate this effect using a general Hamiltonian model and show that the insulator-to-conductor transition can be triggered under certain Rashba and exchange-field strengths. Then, we exemplify this phenomenon by considering an Ag2Te/Cr2O3 heterostructure, where the …

Nonlinear Anomalous Hall Effect For Néel Vector Detection, Ding-Fu Shao, Shu-Hui Zhang, Gautam Gurung, Wen Yang, Evgeny Y. Tsymbal

Evgeny Tsymbal Publications

Antiferromagnetic (AFM) spintronics exploits the N´eel vector as a state variable for novel spintronic devices. Recent studies have shown that the fieldlike and antidamping spin-orbit torques (SOTs) can be used to switch the N´eel vector in antiferromagnets with proper symmetries. However, the precise detection of the N´eel vector remains a challenging problem. In this Letter, we predict that the nonlinear anomalous Hall effect (AHE) can be used to detect the N´eel vector in most compensated antiferromagnets supporting the antidamping SOT. We show that the magnetic crystal group symmetry of these antiferromagnets combined with spin-orbit coupling produce a sizable Berry curvature …

Tunneling Anisotropic Magnetoresistance In Ferroelectric Tunnel Junctions, Artem Alexandrov, M. Ye. Zhuravlev, Evgeny Y. Tsymbal

Evgeny Tsymbal Publications

Using a simple quantum-mechanical model, we explore a tunneling anisotropic magnetoresistance (TAMR) effect in ferroelectric tunnel junctions (FTJs) with a ferromagnetic electrode and a ferroelectric barrier layer, where spontaneous polarization gives rise to the Rashba and Dresselhaus spin-orbit coupling (SOC). For realistic parameters of the model, we predict sizable TAMR measurable experimentally. For asymmetric FTJs, whose electrodes have different work functions, the built-in electric field affects the SOC parameters and leads to TAMR being dependent on the ferroelectric polarization direction. The SOC change with polarization switching affects tunneling conductance, revealing an alternative mechanism of tunneling electroresistance. These results demonstrate alternative …

Magnetoelectric Effect At The Ni/Hfo2 Interface Induced By Ferroelectric Polarization, Qiong Yang, Lingling Tao, Zhen Jiang, Yichun Zhou, Evgeny Y. Tsymbal, Vitaly Alexandrov

Driven by the technological importance of the recently discovered ferroelectric HfO2, we explore a magnetoelectric effect at the HfO2-based ferroelectric-ferromagnetic interface. Using density-functionaltheory calculations of the Ni/HfO2/Ni (001) heterostructure as a model system, we predict a stable and sizable ferroelectric polarization in a few-nm-thick HfO2 layer. For the Ni/HfO2 interface with opposite polarization directions (pointing to or away from the interface), we find a sizable difference in the interfacial Ni—O bonding, resulting in dissimilar degrees of depletion of the electron density around the interface. The latter affects the relative population of the …

Spin-orbit coupling (SOC), the interaction between the electron spin and the orbital angular momentum, can unlock rich phenomena at interfaces, in particular interconverting spin and charge currents. Conventional heavy metals have been extensively explored due to their strong SOC of conduction electrons. However, spin-orbit effects in classes of materials such as epitaxial 5d-electron transition-metal complex oxides, which also host strong SOC, remain largely unreported. In addition to strong SOC, these complex oxides can also provide the additional tuning knob of epitaxy to control the electronic structure and the engineering of spin-to-charge conversion by crystalline symmetry. Here, we demonstrate room-temperature generation …

Evgeny Tsymbal Publications

Coexistence of reversible polar distortions and metallicity leading to a ferroelectric metal, first suggested by Anderson and Blount in 1965, has so far remained elusive. Electrically switchable intrinsic electric polarization, together with the direct observation of ferroelectric domains, has not yet been realized in a bulk crystalline metal, although incomplete screening by mobile conduction charges should, in principle, be possible. Here, we provide evidence that native metallicity and ferroelectricity coexist in bulk crystalline van der Waals WTe2 by means of electrical transport, nanoscale piezoresponse measurements, and first-principles calculations. We show that, despite being a Weyl semimetal, WTe2 has switchable spontaneous …

Anomalous Hall Conductivity Of Noncollinear Magnetic Antiperovskites, Gautam Gurung, Ding-Fu Shao, Tula R. Paudel, Evgeny Y. Tsymbal

Evgeny Tsymbal Publications

The anomalous Hall effect (AHE) is a well-known fundamental property of ferromagnetic metals, commonly associated with the presence of a net magnetization. Recently, an AHE has been discovered in noncollinear antiferromagnetic (AFM) metals. Driven by nonvanishing Berry curvature of AFM materials with certain magnetic space-group symmetry, anomalous Hall conductivity (AHC) is very sensitive to the specific type of magnetic ordering. Here, we investigate the appearance of AHC in antiperovskite materials family ANMn3 (A = Ga, Sn, Ni), where different types of noncollinear magnetic ordering can emerge. Using symmetry analyses and first-principles density-functional theory calculations, we show that with almost …

Dirac Nodal Line Metal For Topological Antiferromagnetic Spintronics, Ding-Fu Shao, Gautam Gurung, Shu-Hui Zhang, Evgeny Y. Tsymbal

Evgeny Tsymbal Publications

Topological antiferromagnetic (AFM) spintronics is an emerging field of research, which exploits the N´eel vector to control the topological electronic states and the associated spin-dependent transport properties. A recently discovered N´eel spin-orbit torque has been proposed to electrically manipulate Dirac band crossings in antiferromagnets; however, a reliable AFM material to realize these properties in practice is missing. In this Letter, we predict that room-temperature AFM metal MnPd2 allows the electrical control of the Dirac nodal line by the N´eel spin-orbit torque. Based on first-principles density functional theory calculations, we show that reorientation of the N´eel vector leads to switching …

Electrically Reversible Magnetization At The Antiperovskite/Perovskite Interface, Ding-Fu Shao, Gautam Gurung, Tula R. Paudel, Evgeny Y. Tsymbal

Evgeny Tsymbal Publications

Using density-functional calculations, we predict the emergence of electrically reversible magnetization at the interface between antiferromagnetic noncollinear antiperovskite GaNMn3 and ferroelectric perovskite BaTiO3. We find that Mn magnetic moments are enhanced and reoriented at the GaNMn3/ATiO3 (001) (A = Sr and Ba) interface, resulting in a sizable net magnetization along the [110] direction. This magnetization is reversed with ferroelectric polarization of BaTiO3 through ∼20◦ rotation of the noncollinear magnetic moments. The effect is driven by ferroelectric modulation of the antiferromagnetic exchange coupling between the interfacial Mn atoms mediated by the Mn-3d orbital population. Our results open opportunities for controlling the …

The interfacial coupling between the switchable polarization and neighboring magnetic order makes ferroelectric/ferromagnetic composite structures a versatile platform to realize voltage control of magnetic anisotropy. We report the nonvolatile ferroelectric field effect modulation of the magnetocrystalline anisotropy (MCA) in epitaxial PbZr0.2Ti0.8O3 (PZT)/La0.8Sr0.2MnO3 (LSMO) heterostructures grown on (001) SrTiO3 substrates. Planar Hall effect measurements show that the in-plane magnetic anisotropy energy in LSMO is enhanced by about 22% in the hole accumulation state compared to the depletion state, in quantitative agreement with our first-principles density functional theory calculations.
