We report on AlGaN/GaN heterostructures and heterostructurefield-effect transistors(HFETs) fabricated on high-pressure-grown bulk GaN substrates. The 2delectron gas channel exhibits excellent electronic properties with room-temperature electron Hall mobility as high as μ=1650 cm2/V s combined with a very large electron sheet density ns≈1.4×1013 cm−2.The HFET devices demonstrated better linearity of transconductance and low gate leakage, especially at elevated temperatures. We also present the comparative study of high-current AlGaN/GaN HFETs(nsμ>2×1016 V−1 s−1) grown on bulk GaN, sapphire, and SiC substrates under the same conditions. We demonstrate that in …

Video is becoming a major component of the network traffic, and thus there has been a great interest to model video traffic. It is known that video traffic possesses short range dependence (SRD) and long range dependence (LRD) properties, which can drastically affect network performance. By decomposing a video sequence into three parts, according to its motion activity, Markov-modulated self-similar process model is first proposed to capture autocorrelation function (ACF) characteristics of MPEG video traffic. Furthermore, generalized Beta distribution is proposed to model the probability density functions (PDFs) of MPEG video traffic.

The baroreflex is one of the most important feedback systems in the body to maintain blood pressure variation within the homeostatic range. In this dissertation, the important features of the carotid and aortic baroreflexes have been extensively investigated on ventilated, central nervous system intact, neuromuscular blocked (NMB) rats using different control system and signal processing tools. Studies have demonstrated that sinoaortic denervation (SAD) caused substantial increases in the blood pressure variability. The scalar time-dependent equation of radiative transfer is used to develop a theory of bounded beam wave narrow band pulse propagation and scattering in a medium characterized by many random discrete scatters, which scatters energy strongly in the forward scattering direction. Applications include the scattering of highly collimated millimeter waves in vegetation and optical beams in the atmosphere. We present the results on piezoelectric and pyroelectricdoping in AlGaN-on-GaN and GaN-on-AlGaN heterostructures and demonstrate p-GaN/AlGaN structures with accumulation hole layer. Our results indicate that polarization charge can induce up to 5×1013 cm−2 holes at the AlGaN/GaN heterointerfaces. We show that the transition from three-dimensional (3D) to two-dimensional (2D) hole gas can be only achieved for hole sheet densities on the order of 1013 cm−2 or higher. At lower densities, only 3D-hole accumulation layer may exist. These results suggest that a piezoelectrically induced 2D-hole gas can be used for the reduction of the base spreading resistance …

The ring synthetic discriminant function (RSDF) filter for rotation-invariant response is discussed for pattern recognition. This method uses one half of a slice of the Fourier transform of the object to generate the transfer function of the filter. This is accomplished by rotating the one half of a slice in the Fourier domain through 2π rad about the zero-frequency point of the Fourier plane. This filter has the advantage of always matching at least one half of a slice of the Fourier transform of any rotation of the image. This thesis provides a method to reduce physical resource requirements along with cost reduction in Space Based Radar (SBR) platforms, and provides a rule of thumb for randomization effects on arrays. A trend analysis is performed on 4, 8, 12, and 16 square meter arrays. Three aperiodic thinning approaches are examined. They are an equal current density element distribution, a random periodic grid of elements, and random element distribution based a peak sidelobe indicator. Applique antennas are a long range vision for military vehicles because they are lighter, quicker to replace, less expensive, and can have better performance than conventional antennas. Two newly reported high-impedance ground planes have potential to begin the realization of the applique antenna vision and each is investigated for use with thin conformal antenna structures. Bistatic reflection measurements completely characterize the high-impedance region of planar, thumbtack high-impedance ground planes, and periodic moment method models validate the measurement results. Future generations of Si technology will require ultra shallow junctions (tens of nm) in the drain and source regions of MOS transistors. Fabrication of such shallow p-type junctions requires implantation of boron at ultra low energies (< 1 keV), below the limits of standard ion implantation technology. A proposed solution involves implantation of B10Hx+ ions in which boron atoms carry less than 10% of the beam energy.

A method of producing a polycrystalline silicon thin film on a foreign substrate without subsequent annealing has been developed. Thermally evaporated 5–100 nm thick Nifilms served as prelayers for magnetron sputtered Si thin films. A continuous film was obtained as a result of metal induced growth of polysilicon during low temperature (below 600 °C) deposition. The film uniformity is promising for large area device applications. The influence of the Ni prelayer thickness on the grain size of thus obtained films was investigated. Stable, direct current microhollow cathode discharges in mixtures of hydrochloric acid, hydrogen, xenon, and neon have been generated in a pressure range of 200–1150 Torr. The cathode hole diameter was 250 μm. Sustaining voltages range from 180 to 250 V at current levels of up to 5 mA. The discharges are strong sources of xenon chloride excimer emission at a wavelength of 308 nm. Internal efficiencies of approximately 3% have been reached at a pressure of 1050 Torr. The spectral radiant power at this pressure was measured as 5 mW/nm at 308 nm for a 3 mA discharge. By using …

A model analysis of electroporation dynamics in biological cells has been carried out based on the Smoluchowski equation. Results of the cellular response to short, electric pulses are presented, taking account of the growth and resealing dynamics of transient aqueous pores. It is shown that the application of large voltages alone may not be sufficient to cause irreversible breakdown, if the time duration is too short. Failure to cause irreversible damage at small pulse widths could be attributed to the time inadequacy for pores to grow and expand beyond a critical threshold radius. This chapter discusses self-organization and its effects in optics. One of the most exciting and potentially useful areas of current research in optics involves the understanding and exploitation of self-organization in nonlinear optical systems. This self-organization may sometimes lead to the evolution of complex spatial patterns that can be regarded as the nonlinear eigenmodes of the system. Generation of these patterns is characteristically marked by the presence of intensity thresholds. proximity rapid thermal diffusion (RTD). A compressive stress was found on the whole silicon wafer after 15 s RTD. After 165 s RTD, the distribution of the stress across the wafer was found to be different: compressive at the edge and tensile at the middle. Thermal stress was relieved in the RTD wafers via slip dislocations. These slip dislocations were observed in the product wafers using optical microscopy. Slip lines propagated from the wafer edge to the wafer centre in eight preferred positions of maximum induced stress. Wet and dry oxidations of (111) crystalline silicon wafers were performed at temperatures between 900°C and 1150°C and subsequently annealed at 700°C. Process parameters such as the withdrawal rate from the furnace and annealing time were varied and the effect on the oxide layer are discussed. The magnitude and nature of the stress in the wafers after thermal oxidation was analysed using micro-Raman spectroscopy. The Full Width at Half Maximum (FWHM) of the Raman peak at ~ 520 cm-1 was also analysed to extract information relating to crystal disorder and defect density caused by the oxidation process. A novel discharge scheme is proposed for the pumping of short wavelen,gth lasers. This scheme had been tested to produce fast current pulse and a 5 kA current in 60 nsec is obtained. Lasing action has been observed by using nitrogen gas. The laser line is 337 nm from the strong transitions of nitrogen molecules. We report on the piezoelectricdoping and two-dimensional (2D) electron mobility in AlInGaN/GaN heterostructures grown on 6H–SiC substrates. The contribution of piezoelectricdoping to the sheet electron density was determined using an In-controlled built-in strain-modulation technique. Our results demonstrate that in strained AlGaN/GaN heterostructures, the piezoelectric field generates at least 50% of the 2D electrons. The strain modulation changes the potential distribution at the heterointerface, which, in turn, strongly affects the 2D electron mobility, especially at cryogenic temperatures. The obtained results demonstrate the potential of strain engineering and piezoelectricdoping for GaN-based electronics.

We report on the results of measurements of low frequency noise in n-type gallium nitride (GaN) grown on sapphire with 300 K electron mobility of 790 cm2/V s. The noise spectra have the form of 1/f noise with a Hooge parameter α of approximately 5×10−2. This value of α is two orders of magnitude smaller than that observed before in n-GaN. The obtained results show that the level of flicker noise in GaN, just like that in GaAs and Si, strongly depends on the structural perfection of the material (the amplitude of the 1/f …
