The Ability Of Surfactants To Assist In The Removal Of Image Scum In Positive Resist Development, Michael P. Belden

An experiment was run to determine the ability of surfactants to reduce or remove scum produced during development of a positive resist. Anionic, cationic and nonionic surfactants were added to a low metal ion developer at concentrations between 0.025% and 0.57o. The film thickness loss due to development was measured, and image profiles were observed with scanning electron micrographs . Of the surfactants tried, Aerasol OT-75 (dioctyl ester of sodium sulfosuccinic acid) produced the best results, 9.57o film thickness loss with little image profile change. However, the experiment was limited by processing condition variables.

A subset of the Recommendation X.25 protocol is implemented on a two node network. Each node accepts and translates data from the user in a sequential fashion into the appropriate protocol structure for transmission to another node. Each node has the capability of full duplex operation. The hardware is built around a Motorola M6800 microprocessor employing a minimum of 4096 words of random access memory and two asynchronous ports: one for communication with the user and the other for communication with the network. Previous work has shown evidence that some emulsion stabilizers can prevent rearrangement of adsorbed silver sulfide to a photographically active form. Full gold plus sulfur sensitization may be achieved by simultaneous introduction of the sensitizers or by adding gold after sulfur sensitization. As gold sensitization of an already optimally sulfur-sensitized emulsion may instead involve a direct chemical reaction, the effect of stabilizers on gold sensitization may not parallel their effect on sulfur sensitization. The stabilizers 6-methyl-4-hydroxy-l , 3 , 3a , 7-tet razaindene and l-phenyl-5-mercaptotetrazole retard but do not prevent gold sensitization in a sulfur sensitized emulsion. This may suggest …

A study was conducted in which a series ofexperiments were performed using three positive photoresists and three developers in crossed experimentation, simulating semiconductor fabrication steps. Tests conducted, examined coating uniformity, unexposed resist loss, photosensitivity, undercut, and resist flow. Although there was not a clear-cut optimum resist/developer pair, some worked better than others.

A study was conducted in which the cause of flow pattern, a repetitive mottle-like defect, was investigated. Results obtained indicate that vacuum pressure fluctuations occur at the start of coating by the vacuum flow port that are 367% greater than at the center of coating. These fluctuations decay in time during the period of flow pattern occurrence, and range in frequency from 0 to .10 mm-1. These pressure fluctuations correlate to flow pattern density fluctuation frequencies of the same range. The halftone process has been the conventional means of reproducing photographic artwork on newsprint. The use of relatively coarse screen rulings, dictated by the paper characteristics, produces an image with a noticeable dot pattern. Furthermore, the printing process is susceptible to extreme dot gain variation, which affects tone reproduction and the pictorial communication of the image. There were good reasons to suspect that a random dot screen could give more consistent tone rendition than a conventional halftone screen. A new quantitative spectrophotometric assay for lectins has been developed. It involves mixing a copolymer with a lectin solution and measuring the absorbance change as a function of time as the resulting solution becomes turbid. The slope obtained could be correlated quantitatively with the amount of lectin present. The assay has sensitivity problems at low lectin concentrations and also a reproducibility problem. More study is required in these two areas.

Percentage dot gain on coated and uncoated papers has been determined to be different depending on the ink hue used for 150 line screens. Cyan, magenta, yellow, and black inks all showed different amounts of dot gain from the printing plate to the paper- Effective dot area on the paper versus dot area on the printing plate data are presented.

A study of reciprocity law failure in Kodak Ektacolor 74 and 78 color print papers was carried out by a series of equal engery exposures. Using a color separating filter pack to differentiate the response of RLF of the individual emulsion layers an acceptable color print is attainable by using these curves to determine exposure and filtration changes.

By the use of high performance solid-state infrared emitting diodes, matched infrared detectors, and a single chip 8-bit microprocessor, an in-process infrared densitometer has been designed and constructed. The device is capable of recording the build-up of optical transmission density on an exposed film sample as it develops, with no effect on the normal development process. The most novel feature of this system is a special development chamber with eleven built-in infrared densitometers.
