Persistent photoconductivity in copper-compensated, silicon-doped semi-insulating gallium arsenide with a time constant as large as 30 µs has been excited by sub-band-gap laser radiation of photon energy greater than 1 eV. This photoconductivity has been quenched on a nanosecond time scale by laser radiation of photon energy less than 1 eV. The proven ability to turn the switch conductance on and off on command, and to scale the switch to high power could make this semiconductor material the basis of an optically controlled pulsed-power closing and opening switch.

Undoped and Sr-doped LaMnO3 showed reversible oxidation-reduction behavior. These perovskites can be excess, stoichiometric or deficient in oxygen content depending on the specific conditions. Under very reducing conditions decomposition into new phases occurs. Phase stabilities for these oxides were determined. The results showed that Sr doping caused the LaMnO3 to dissociate at higher oxygen activities than those necessary for undoped LaMnO3. Defect models are proposed to interpret the thermogravimetric results in which metal vacancies are assumed for the oxygen excess condition and oxygen vacancies are assumed for the oxygen deficient condition. Electrical conductivity and Seebeck measurements on LaCr0.98Nb0.02CrO3 show that the defect structure of the material is mainly controlled by the extrinsic electrons formed by the Nb donors through the electronic compensation process. The experimental results also indicate that this material conducts electricity via a small polaron mechanism with an electron mobility around 0.004-0.01 cm2/V sec between 1100 and 1300°C. © 1989.

Silicon-doped n-type gallium arsenide crystals, compensated with diffused copper, were studied with respect to their application as photoconductive, high-power closing switches. The attractive features of GaAs:Cu switches are their high dark resistivity, their efficient activation with Nd:YAG laser radiation, and their microsecond conductivity decay time constant. In the authors' experiment, electric fields are high as 19 kV/cm were switched, and current densities of up to 10 kA/cm2 were conducted through a closely compensated crystal. At field strengths greater than approximately 10 kV/cm, a voltage `lock-on' effect was observed.

The linear and nonlinear low frequency internal friction of In-24 at. pct Tl displays a Curie-Weiss type behavior in the temperature range above the transformation temperature. The critical temperature equals the martensite start temperature. It is proposed that the origin of the observed internal friction is the diffusion-controlled interaction of substitutional atoms with the premartensitic strain modulation, tweed.

An Optically Controlled Closing And Opening Semiconductor Switch, K. H. Schoenbach, V. K. Lakdawala, R. Germer, S. T. Ko

A concept for a bulk semiconductor switch is presented, where the conductivity is increased and reduced, respectively, through illumination with light of different wavelengths. The increase in conductivity is accomplished by electron ionization from deep centers and generation of bound holes. The reduction of conductivity is obtained by hole ionization from the excited centers and subsequent recombination of free electrons and holes. The transient behavior of electron and hole density in a high power semiconductor (GaAs:Cu) switch is computed by means of a rate equation model. Changes in conductivity by five orders of magnitude can be obtained.

The auto modulation observed in the course of internal friction is discussed as a special example of the universal nature of non-linear oscillations. Universal features of non-linear oscillations are the requirement of energy supply or negative damping and the period doubling route to chaos. The negative damping responsible for the auto modulation is described in terms of the soliton model for twinning deformation. © 1984 The Japan Society of Applied Physics.

An approximate solution of the equation of motion of a nonlinear anelastic reed at or near resonance is presented. The steady state solution reproduces the well-known nonlinear resonances. The solution also predicts the existence of auto modulations, i.e., self-excited modulations of the amplitude and phase at constant power of excitation of the reed. Numerical examples of such auto modulations are presented for an antisymmetric deformation potential. Experimental studies of finite amplitude oscillations of a magnesium reed vibrating at 72 and 431 Hz at room temperature confirm the existence of auto modulations. Measurement Of The Wear Properties Of Metallic Solids With A Falex Lubricant Testing Machine, Edward Boyd Hale, Chun-Ping John Meng, Ronald A. Kohser

A modified Falex Lubricant Testing Machine has been used to determine wear properties of metallic solids. In particular, wear mass loss, wear volume loss, wear rates, and other parameters have been determined for a basic steel, as heat treated and after ion implantation. Wear rate improvements of more than an order of magnitude were found in a nickel-chrome steel (SAE 3135) implanted with 2.5x1017 N+2/cm2. Wear tests were conducted with a cylinder-in-groove geometry in a mild lubricating oil with loads greater than 540 N, which corresponded to pressures which exceeded 108N/m2 …

In conclusion it can be stated that a novel phenomenon, a mechanical auto oscillation, has been described theoretically and shown to exist experimentally. These auto oscillations occur when a nonlinear anelastic solid is forced into large amplitude oscillations in the vicinity of a martensitic transformation. They manifest themselves as a low frequency auto modulation of the a martensitic transformation. They manifest themselves as low frequency auto modulation of the forced vibration of such a solid. © 1980.

Zener's model of a standard linear solid is extended to include nonlinearities characteristic of metals and alloys in the vicinity of a martensitic transformation. The equation of motion of a nonlinear anelastic solid is derived and solved using van der Pol's method. The characteristics of the solutions indicate that auto-oscillations of finite amplitude can be excited externally. It is proposed that the streaming oscillations represent the beat between the external excitation and the auto-oscillation. © 1979.

Pure nickel and gold thin films were vacuum-deposited on (111) silicon single crystals. When Ni/Au/Si or Au/Ni/Si samples were heated to about 550° in situ, hexagonal or deformed hexagonal shaped crystallites were formed on the silicon substrates. The composition of these crystallites was determined by using x-ray diffraction, scanning electron microscopy and scanning Auger microprobe methods. The crystallites were identified as NiSi2. The crystal-lites on the (111) silicon plane parallel to the surface appeared as regular hexagons while the inclined crystal-lites resembled trapezia. The results of Auger spectra and in-depth composition profiles for Ni, Au, and Si showed that the …

The translation of the theory developed for the spinodal decomposition of a supercooled alloy to the language appropriate for the martensitic transformation is carried out. In the spinodal theory, the stability of the alloy with respect to the composition fluctuation is examined, while in the present theory the stability of the crystal with respect to the shear displacement fluctuation, the transverse phonon, is studied. The analogy to the spinodal theory requires the revival of the strain gradient energy term or the couple stress term, the presence of which has been a subject of controversies for a long time since Laval. …
