Temperature cycling failure of solder joints in Ball Grid Array (BGA) packages has become a critical issue in electronic manufacturing. This thesis specifically characterizes three different lead-free solder alloys (Pure Indium, SAC-387, and SAC-Q) in BGA solder joints using two different printed circuit board (PCB) thicknesses (1mm and 0.7 mm). The analysis considers the non-uniform temperature distribution caused by the main heat source, the die, and the resulting deformation of the package due to the mismatch in the coefficient of thermal expansion (CTE) between components used in BGA. Although air handling units are well established and maturated there are opportunities to optimize and improve the overall thermal and flow performance to reduce the carbon footprint of an air-cooled data center. Metal-organic frameworks (MOFs) are highly porous materials that find extensive applications in gas absorption and separation in recent years. These hybrid materials can be designed with specific pore sizes and voids to selectively filter gases. PEBAX (MV 1074) is a commercially available polyether block amide copolymer generally used in gas separation applications. In this study, we characterize two different MOFs by means of a dispersion study and create a medium for them to be evenly dispersed into the aforementioned copolymer matrix. The shock/turbulent boundary layer interaction (STBLI) generated by a sharp fin with a 60 deg leading edge sweep mounted above a flat plate at Mach 2.5 was studied numerically. Incipient separation due to this highly swept fin was determined by varying the fin angle to the incoming freestream. The effect of a small fin/plate gap on STBLI incipient separation was established. Sweeping the fin increases the deflection required for incipient separation as the sweep reduces the interaction strength. A gap causes flow leakage under the fin, further reducing the interaction strength on the windward side. The incipient angle of attack …

In 1965, Intel co-founder Gordon Moore made the observation that the transistor counts on a chip double with a frequency of approximately every two years. This development resulted in more compact and potent ICs. However, the amount of heat produced on a chip increased proportionally with the number of transistors. Later, in the early 2000s, Dennard Scaling broke down. Transistors became so small that leakage currents (unwanted currents that flow within the transistor) emerged as a significant issue, and they contributed substantially to power consumption and heat generation. Harvesting energy from waste heat would benefit in creating sustainable systems. Specifically, thermoelectric energy conversion can be used for low-grade waste heat recovery. However, the efficiency of conventional solid-state (i.e., semiconductor) has reached to the upper limit and could not make any advancement for more than 30 years. As a paradigm shift from solid-state thermoelectric conversion, in this study, ionic thermoelectric phenomena in liquid are explored. The material of choice for contemporary aircraft and its component design over the past few decades has shifted more and more toward fiber-reinforced composites. This is mainly due to the improved strength, lightweight, corrosion resistance, design flexibility, and durability of composites over traditional metals. Advanced tailorable composites such as tow-steered composites can be designed and fabricated with fibers following prescribed curvilinear paths, which provides improved mechanical performance compared with unidirectional fiber-reinforced composites (UDFRCs). Infrared (IR) thermal imaging is widely used for non-contact temperature measurement in engineering. IR camera detects thermal emissions from the target surface in a certain wavelength range, which, using the known surface emissivity, can be converted to a pixel-by-pixel temperature map. Fluorescence imaging also works along similar lines. This Ph.D. dissertation contributes towards thermal imaging and thermal transport characterization in engineering devices/systems using infrared and fluorescence imaging. In thermoplastic material extrusion-based additive manufacturing, solid polymer filaments are fed into extruders to generate extrudates that are needed to build 3D plastic products. There is a finite gap between the inner surface of an extruder and the edge of a filament. This gap facilitates the insertion and translation of the filament inside the extruder. However, it is still not clear how the gap is filled during the extrusion. The lack of this information makes it difficult to model the temperature distribution and flow profile during the extrusion.
