The influence of the copper concentration in silicon-doped gallium arsenide on the photoionization and photoquenching of charge carriers was studied both experimentally and theoretically. The studies indicate that the compensation ratio (NCu/NSi) is an important parameter for the GaAs:Si:Cu switch systems with regard to the turn-on and turn-off performance. The optimum copper concentration for the use of GaAs:Si:Cu as an optically controlled closing and opening switch is determined.

Several methods are reviewed by which the molecular weight (MW) and molecular weight distribution (MWD) of polymeric material were determined from the rheological properties. A poly (arylene ether) polymer with six different molecular weights was used in this investigation. Experimentally measured MW and MWD were conducted by GPC/LALLS (Gel Permeation Chromatography/Low Angle Laser Light Scattering), and the rheological properties of the melts were measured by a Rheometric System Four rheometer. It was found that qualitative information of the MW and MWD of these polymers could be derived from the viscoelastic properties, with the methods proposed by Zeichner and Pate1, and …

This thesis presents the results of a stability design study of a slender column with curved longitudinal stiffeners for large space structure applications. The stiffened column concept is attractive because it allows the buckling load of a slender column to be increased at a fairly low cost in increased mass, and at no change in the column packaged size. Linear stability analyses are performed using a "linked-plate" representation of the stiffeners to determine stiffener local buckling stresses. The intrinsic magneto-optical readout performance in reflection is calculated for bismuth and cobalt-substituted iron-garnet films on a multilayer interference mirror at 800-, 633-, 488-, and 420-nm wavelengths and is compared with that of a trilayer medium composed of an antireflection layer, a rare-earth transition-metal film, and a metallic mirror. It is found, when disregarding inhomogeneities, like irregular domain shape, ripple of the magnetic anisotropy, and surface roughness, that iron garnets are superior to rare-earth transition-metal films at blue to near-ultraviolet wavelengths if operated at thicknesses where optical interference occurs in the magnetic layer. Silicon-doped n-type gallium arsenide crystals, compensated with diffused copper, were studied with respect to their application as photoconductive, high-power closing switches. The attractive features of GaAs:Cu switches are their high dark resistivity, their efficient activation with Nd:YAG laser radiation, and their microsecond conductivity decay time constant. In the authors' experiment, electric fields are high as 19 kV/cm were switched, and current densities of up to 10 kA/cm2 were conducted through a closely compensated crystal. At field strengths greater than approximately 10 kV/cm, a voltage `lock-on' effect was observed.

Persistent photoconductivity in copper-compensated, silicon-doped semi-insulating gallium arsenide with a time constant as large as 30 µs has been excited by sub-band-gap laser radiation of photon energy greater than 1 eV. This photoconductivity has been quenched on a nanosecond time scale by laser radiation of photon energy less than 1 eV. The proven ability to turn the switch conductance on and off on command, and to scale the switch to high power could make this semiconductor material the basis of an optically controlled pulsed-power closing and opening switch.

Effect Of Fabric On Stress-Strain Relation, Volume Change, And Dynamic Shear Modulus Of Ottawa Sand, Ming-Tarng Chen

To evaluate the effect of fabric on stress-strain behavior, volume change, and the dynamic shear modulus of Ottawa sand, four series of tests on hollow cylindrical specimens were performed by a torsional simple shear/resonant apparatus. All specimens were first isotropically consolidated, and then sheared along the different stress paths while keeping the mean effective stress constant. The test results showed that depositional fabric had a slight influence on the stress-strain behavior, and one half-cycle of pre-shearing created a clear anisotropy on the stress-strain response. The intermediate principal stress had a dominant effect on volume change characteristics but it might not …

Low-temperature Raman scattering measurements were carried out to characterize Si-on-SiO2 structures formed by oxygen implantation and subsequent furnace or lamp annealing. The experiments were conducted with 413.1 nm laser light to probe only the thin Si layers at the top of the structures. The Raman spectra of the furnace-annealed samples are red shifted and broadened when compared with a virgin Si surface. The shifts and broadenings decrease with increasing annealing temperatures but they are still present in samples annealed above 1250°C for 3 h. No shifts or broadenings affect the Raman peaks of the layers, which were lamp annealed …

A concept for a bulk semiconductor switch is presented, where the conductivity is increased and reduced, respectively, through illumination with light of different wavelengths. The increase in conductivity is accomplished by electron ionization from deep centers and generation of bound holes. The reduction of conductivity is obtained by hole ionization from the excited centers and subsequent recombination of free electrons and holes. The transient behavior of electron and hole density in a high power semiconductor (GaAs:Cu) switch is computed by means of a rate equation model. Changes in conductivity by five orders of magnitude can be obtained.

The purpose of the novel zone-melting recrystallization process (ZMR) is to produce single crystalline Si films on Si02 of high crystalline perfection, which are suitable for device fabrication and subsequent industrial applications. However, silicon films grown on amorphous insulating substrates without seeding contain regularly spaced subgrain boundaries as their predominant growth defect and to a lesser degree twin boundaries and some grain boundaries. Detailed materials studies have revealed the core structure of these extended defects and the fundamental mechanisms responsible for subgrain boundary formation. Since the original Monterey 0 sand, which had been used for cyclic triaxial testing system calibration, is not available any more, the search for an alternative sand was started. In order to provide useful information for the above purpose, liquefaction potentials were evaluated for Monterey 0 and 0/30 sands and for ASTM Test Method for Compressive Strength of Hydraulic Cement Mortars (Using 2-in. or 50-mm Cube) (C 109) Ottawa sands from various sources. Fluoride is a substance that can provide beneficial or detrimental effects depending on the total amount ingested. Naturally occurring high fluoride concentrations exist in many drinking water supplies. The fluoride removal methods developed in the past have been found to be either impractical and/or not cost effective.

The determination of structural shadowing is described. The computation of environmental heat loads for slender structural members in earth orbit is described, and two methods for finite element thermal analysis are described . The effects of self-shadowing on the thermal structural behavior of single truss members and two different trusses are presented. In each case the shadowing produces a noticeable effect on the temperature distributions on truss members, and on the deformations of the trusses.

Mechanical properties of composite materials under shear loading are difficult to determine. The Iosipescu Shear test, originally proposed for metals, has in recent years been applied to composites. It has the advantages of small specimen size, simple loading and a reasonably uniform shear stress in the test section.
The purpose of this work is to study the validity of the Iosipescu test method for measuring the shear modulus and shear strength of composites. In the past, normal modes approximation to complex modes was employed by most researchers or users in the process of identification or modification of structural systems. This is true, of course for simple structures with no or proportional damping. For complex structures with nonproportional damping, even level of which is small, it will be shown that applying this approximation is inadequate. Use of complex modes instead of approximated normal modes is justified.

Extensive seeded epitaxial growth of crystalline Si over SiO2 was achieved by an oscillatory regrowth method applied to rectangular Si pads recessed into a thick SiO2 film. Narrow (≃5 μm) via holes linked the pads with the bulk (100) Si substrate. Oriented single crystals propagated as far as 500 μm from the seeding area, following the long term advance of a scanned focused laser beam.

High-voltage electron microscopy (HVEM) has been used for the investigation of the defect structure in cw laser-annealed silicon. We report for the first time a (HVEM) analysis of the formation processes involved in the nucleation and glide of slip dislocations during epitaxial regrowth by cw laser annealing of ion-implantation damaged silicon layers. Based on the combined optical and HVEM observations a model of the dislocation generation and glide processes is presented.

One of the possible failure modes in adhesively bonded joints is cyclic debonding -- progressive separation of the adherends by cyclic failure of the adhesive bond. In this study cyclic debonding in an adhesively bonded crack-lap shear specimen has been investigated by means of a linear elastic finite-element analysis and a series of constant amplitude axial fatigue tests. The primary purpose of this study was to test the hypothesis that cyclic debonding is due largely to tensile peel stresses in the adhesive.

Fibrous composite materials for mechanical and structural applications often are expensive due to high labor costs. One economical way of making composites is pultrusion, a manufacturing process in which resin-impregnated fibers are pulled at a constant speed through a heated die which shapes the resin-fiber mass and cures the resin. Most of the work which has been done on the process has been of an empirical nature, with limited understanding of the process principles. X-ray observations of fatigue fracture and deformed surfaces of 7075-T6 aluminum were conducted in this study. The (111) and (222) diffraction peaks were obtained from the fractured and deformed surfaces. It was observed that in comparison with the base metal, the fracture exhibited line broadening similar to that due to cold working. The broadening is indicative of plastic deformation in the vicinity of the advancing crack tip during the fracture process. Also the different regions of fracture exhibited varying degrees of line broadening. With respect to the fatigue crack, the slow crack growth region showed a greater broadening, and, hence, …

The literature has shown that crack propagation in cracked metal sheets can be significantly reduced by bonding an uncracked reinforcement to the metal sheet. However, cyclic debonding typically occurs over a localized area near the crack. Herein, an analysis was developed to predict both the crack growth and debond growth in a reinforced system. The analysis was based on the use of complex variable Green's functions for cracked, isotropic sheets and uncracked, orthotropic sheets to calculate inplane and interlaminar stresses, stress intensities and strain-energy-release rates. The diffusion of moisture through fiber reinforced polymeric-matrix composite materials has been studied analytically. The diffusion in the orthotropic, nonhomogeneous material was modeled, in detail, with a two-dimensional transient diffusion analysis. An effective diffusivity for the composite was determined in terms of the fiber volume fraction and the resin diffusivity. This effective diffusivity is in better agreement with recent data than those previously determined using less complex models.

Wind tunnel model materials typically have thermophysical properties that vary with both position and temperature. A numerical study using a finite difference representation of the heat conduction equation has been performed on several of these model materials to determine their thermal response under a specified heat loading. This study has confirmed the feasibility of using an effective thermophysical property to account for the existence of variable thermal properties when a model undergoes aero dynamic heating. In order to study the effect compaction has on lateral earth pressures exerted on and bending moments in steel sheet pile bulkheads, an experimental study was undertaken which employed the placement of a non-cohesive soil at two specific densities against three model piles of varying thicknesses. The soil was placed both in a loose and a dense state and the bending strains and deflections of the sheet piles were measured at various stages of backfill. A qualitative explanation is given for the theory used in the derivation of the volt-ampere characteristics of thin-film superconducting junctions of metal-insulator- metal construction. This explanation entails the electron flow through the insulating layer through the use of the Fermi-Dirac and density of states functions.
