Dispersion of the ordinary and extraordinary indices of refraction have been measured systematically for wurtzitic AlxGa1−xNepitaxial layers with 0.0⩽x⩽1.0 throughout the visible wavelength region. The dispersion, measured by a prism coupling waveguide technique, is found to be well described by a Sellmeier relation. Discrepancies among previous measurements of refractive indexdispersion, as a consequence of different growth conditions and corresponding band gap bowing parameter, are reconciled when the Sellmeier relation is parameterized not by x but by band gapenergy.

Photoluminescence(PL) studies were performed on a 1.5-μm-thick GaN layer grown by molecular-beam epitaxy on a freestanding GaN template that in turn was grown by hydride vapor-phase epitaxy.PL spectra from both the epilayer and the substrate contain a plethora of sharp peaks related to excitonic transitions. We identified the main peaks in the PL spectrum. Taking advantage of the observation of donor bound exciton peaks and their associated two-electron satellites, we have determined the binding energies of two distinct shallow donors (28.8 and 32.6 meV), which are attributed to Si and O, respectively.

The polarity of GaNfilmsgrown using GaN and AlNbuffer layers on sapphire substrates by molecular beam epitaxy were investigated by atomic force microscopy, hot wet chemical etching, and reflection high-energy electron diffraction. We found that the GaNfilmsgrown on high temperature AlN (>890 °C) and GaN (770–900 °C) buffer layers invariably show Ga and N polarity, respectively. However, the filmsgrown using low temperature (∼500 °C) buffer layers, either GaN or AlN, could have either Ga or N polarity, depending on the growth rate of the buffer layer.

We have studied a broad photoluminescence band in high-mobility freestanding 200-μm-thick GaN template prepared by hydride vapor-phase epitaxy. Variable-excitation intensity and energy experiments showed two defect-related bands: a yellow luminescence (YL) band at about 2.15 eV and a green luminescence (GL) band at about 2.43 eV. In contrast to epitaxial GaN samples prepared by both vapor-phase and molecular-beam epitaxy, the YL in the sample studied is weak and can be easily saturated. However, the GL is dominant. Deep level defects responsible for the 2.4 eV photoluminescence (PL) band in a freestanding GaN template were studied by transient photoluminescence. A nonexponential decay of PL intensity observed at low temperature is attributed to a donor–acceptor pair recombination involving a shallow donor and a deep acceptor. At room temperature, a single-exponential PL decay with a lifetime of 30 μs was observed at the high-energy side of the band, whereas the second component with a lifetime of about 750 μs was detected at the low-energy side of the band. A free-standing GaN template grown by hydride vapor phase epitaxy has been characterized by transmission electron microscopy(TEM). The TEM investigation was augmented by x-ray diffraction, defect delineation etching process followed by imaging with atomic force microscopy and variable temperature photoluminescence. The density of dislocations near the N face was determined to be, in order, 3±1×107, 4±1×107, and about 1×107 cm−2 by cross-sectional TEM, plan-view TEM, and a defect revealing etch, respectively. Schottky barrierdiodes, on both Ga and N faces of a ∼300-μm-thick free-standing GaN layer, grown by hydride vapor phase epitaxy(HVPE) on Al2O3 followed by laser separation, were studied by capacitance–voltage and deep level transient spectroscopy(DLTS) measurements. From a 1/C2 vs V analysis, the barrier heights of Ni/Au Schottky contacts were determined to be different for the two polar faces: 1.27 eV for the Ga face, and 0.75 eV for the N face. We have studied the broad blue band, which emerges in the photoluminescence(PL)spectrum of c-plane GaN layers after etching in hot H3PO4 and subsequent exposure to air. This band exhibited a 100 meV blueshift with increasing excitation intensity and a thermal quenching with activation energies of 12 and 100 meV. These observations led us to suggest that surface states may be formed on etchedsurfaces and cause bandbending, which leads to a shift in transition energy with excitation. A new software defined radio platform with multiport-based direct conversion is proposed, named SOPRANO (Software Programmable and Hardware Reconfigurable Architecture for Network). The main features of SOPRANO are a high-level design methodology for digital circuits, a new mixer-less direct conversion method, and software algorithms for multi-band and multi-mode operation. We built the first prototype SOPRANO 1.0, which was able to receive PSK and QAM signals with two different carrier frequencies at 2.45 GHz and 5.25 GHz by changing signal processing software.

In order to produce more work-ready undergraduates, we offer a new interdisciplinary program to educate materials engineers with a particular emphasis on microelectronics-related manufacturing. The bachelor's level curriculum in Microelectronics Process Engineering (J1ProE) is interdisciplinary, drawing from materials, chemical, electrical and industrial engineering programs and tied together with courses, internships and projects which integrate thin film processing with manufacturing control methods. We report the observation of giant photoresistivity in electrochemically self-assembledCdS and ZnSenanowireselectrodeposited in a porous alumina film. The resistance of these nanowires increases by one to two orders of magnitude when exposed to infrared radiation, possibly because of real-space transfer of electrons from the nanowires into the surrounding alumina by photon absorption. This phenomenon has potential applications in “normally on” infrared photodetectors and optically controlled switches.

Recent research activities in the area of mobile radio communications have moved to third generation (3G) cellular systems to achieve higher quality with variable transmission rate of multimedia information. In this paper, an overview is presented of various interference cancellation and iterative detection techniques that are believed to be suitable for 3G wireless communications systems. A two-stage decoding procedure for pragmatic trellis-coded modulation (TCM) is introduced. It applies a transformation from the received I-channel and Q-channel samples onto points in a two-dimensional (2-D) signal space that contains a coset constellation. For pragmatic TCM over M-PSK signal sets with ν coded bits per symbol, ν=1, 2, the signal points in the coset constellations represent cosets of a B/QPSK signal subset-associated with the coded bits-in the original M-PSK signal constellation. A non-data aided carrier recovery technique using modulation format identification is proposed. This technique can also be interpreted as a modulation identification method that is robust against static phase and frequency offsets. The performance of the proposed technique is studied and analytical expressions derived for the mean acquisition time to detect lock in the cases of M-PSK, M=2,4,8, and 16-QAM modulation, with respect to frequency offset and signal-to-noise ratio. The results are verified with Monte Carlo simulations. The main advantage of the proposed method lies in its simpler implementation and faster lock detection, when compared to conventional methods.

To overcome this problem, a business game called Flowers For The World has been developed and used across a wide variety of IS courses. Scanning a high contrast image in bilevel mode results in image degradation. This is caused by two primary effects: blurring and thresholding. This paper expands on a method of estimating a joint distortion parameter, called the edge spread, from a star sector test chart in order to calculate the values of the point spread function width and binarization threshold. This theory is also described for variations in the source pattern which can represent degradations caused by repetition of the bilevel process as would be seen in printing then scanning, or in repeated photocopying. Quantum-dot cellular automata are one of several new device architectures whose operation is based on local interactions, much like cellular automata. We have implemented several rule sets for a cellular automaton that could be used to model the behavior of quantum-dot cellular automata and used them to test most of the wire and gate configurations proposed for these devices. Arrangements of cells for which any particular cell has neighbors which are not adjacent to each other generally behave as expected. Volume gratings were studied both theoretically and experimentally in order to design and analyze practical volume holographic optical elements. The diffraction of finite (Gaussian) beams by transmission gratings is investigated. A closed form solution for the off-Bragg profiles is obtained, and the distortion in the resulting profiles is analyzed. Criteria for when the finiteness of the beam has a minimal effect on the angular selectivity response are given. The results of measurement and monitoring of reflection and transmission properties of cement-based specimens (blocks of mortar, concrete) during long time of their service lives, including hydration process, and different curing conditions at microwave frequencies (X-band) are presented. A simple and inexpensive measurement system that utilizes the nondestructive and contactless free space method is used. Dependencies of the reflection and transmission coefficients on water-to-cement ratio, preparing and curing conditions of the specimens are demonstrated. It is shown that the reflection coefficient is approximately stable after hydration process while the transmission coefficient changes during long time of the specimen''s service life. …

The design of optimal neurocontrollers that replace the conventional automatic voltage regulators for excitation control of turbogenerators in a multimachine power system is presented in this paper. The neurocontroller design is based on dual heuristic programming (DHP), a powerful adaptive critic technique. The feedback variables are completely based on local measurements from the generators. Simulations on a three-machine power system demonstrate that DHP based neurocontrol is much more effective than the conventional PID control for improving dynamic performance and stability of the power grid under small and large disturbances. Traditionally, fed-batch biochemical process optimization and control uses complicated off-line optimizers, with no online model adaptation or re-optimization. This study demonstrates the applicability of a class of adaptive critic designs for online re-optimization and control of an aerobic fed-batch fermentor. Specifically, the performance of an entire class of adaptive critic designs, viz., heuristic dynamic programming, dual heuristic programming and generalized dual heuristic programming, was demonstrated to be superior to that of a heuristic random optimizer, on optimization of a fed-batch fermentor operation producing monoclonal antibodies

The ratio spectrum (RS) is a novel method for signal analysis that has been successfully demonstrated for speech recognition and coding applications. In this paper, an improved RS circuit with an adaptive tenth-order Butterworth low-pass filter has been designed. We also present the first convergence analysis of the ratio spectrum. We derive linearized convergence expressions for the RS and compare the theoretical predictions to circuit simulations. © 2001 IEEE.

Presents a novel approach to sharing electronic health-care records that leverages the Internet and the World Wide Web, developed as part of two European Commission-funded projects, Synapses and SynEx. The approach provides an integrated view of patient data from heterogeneous, distributed information systems and presents it to users electronically. Synapses and SynEx illustrate a generic approach in applying Internet technologies for viewing shared records, integrated with existing health computing environments. Prototypes have been validated in a variety of clinical domains and health-care settings

A unified power quality conditioner (UPQC) is proposed in this paper. It protects the consumer at the load end from supply voltage sag, and provides unity power factor condition at the utility for different values of load power factor. A PC-based closed loop control scheme is proposed and experimental investigation is carried out in the laboratory. Selected experimental results are reported along with control circuit and phasor diagram to validate the proposition.
