Deviations from perfect quantization of the Hall resistivity rho(yx) at integer filling factors have recently been observed in Si metal-oxide-semiconductor field-effect transistors. We demonstrate how scattering between degenerate states at the edges in a quantum Hall system can lead to size-dependent deviations in rho(yx) from its quantized values. While the Hall resistivity fluctuates, the current flows without dissipation along the channel due to the absence of backscattering.

We demonstrate experimentally that all-optical switching of a strong beam can be controlled by the phase of a weak beam in a rocking rotator fiber.

Whereas the segmental organization of the thorax and anterior abdomen is morphologically delineated in both the Drosophila larva and adult, segments in the head and caudal regions lack such well-defined boundaries. Consequently, the organization of these regions has been difficult to decipher. In this study, transformations caused by the bithorax-complex homeotic mutants 48, M3, Ultraabdominal-1 (Uab1) and tumorous-head-3 (tuh-3), as well as the patterns of engrailed gene expression have been analyzed to investigate the segmental organization of the caudal segments. Charge Storage In The Quasi-Neutral Regions Of Si Homojunction, Algaas/Gaas Heterojunction, And Si/Sige Heterojunction Bipolar-Transistors, J. J. Liou

Charge storage in the quasineutral regions of a bipolar transistor often limits the switching speed of the device, particularly when the transistor is operated in saturation mode (both emitter-base and base-collector junctions are forward biased), a bias condition which occurs frequently in logic circuits. This paper studies and compares the free-carrier charges stored in the quasineutral regions of the conventional Si homojunction bipolar transistor (Si BJT) and the increasingly important AlGaAs/GaAs and Si/SiGe heterojunction bipolar transistors (HBTs). The diffusion capacitances associated with this stored charge, which are used in the Gummel-Poon bipolar transistor model, are also calculated and discussed. It …

A class of spectroscopic line ratios has been adapted as a diagnostic of electron temperature from < 100 eV to > 1 keV. The diagnostic makes use of the ratio of line intensities from isoelectronic states of different elements in specially prepared targets. The diagnostic is simple to interpret, shows weak dependence on plasma density, requires only low to moderate spectral resolution, uses a single charge state, and can be adapted to minimize line reabsorption and wavelength coincidences with other spectral lines. We present theoretical and experimental results.

Carrier sweep-out rates from GaAs/AlGaAs multiple quantum wells have been measured as a function of excitation level on picosecond time scales at different values of applied electric field. A minimum rate of approximately 20 ps was observed under resonant tunneling conditions at low generated carrier densities. At higher excitation levels, the effects of space charge build-up were found to significantly alter the transient nonlinear optical response due to changes in the time constant associated with vertical carrier transport.

Using synchrotron-radiation-based angle-resolved photoelectron spectrometry, the Cl 3s3p5(P-3(2)o,1,0)np and 3s3p5(P-1(1)o)np autoionizing Rydberg series are studied by monitoring the relative partial photoionization cross sections and asymmetry parameters of the 3p-1 P-3(2,1,0)e, D-1(2)e, and S-1(0)e ionic states between 21.75 and 27.75 eV. The Rydberg series converging upon the 3s-1 P-3(2)o, P-3(1)o, and P-3(0)o, thresholds are clearly resolved. Rydberg levels up to n = 14 can be identified in the (P-3(2,1,0)o)np series, while the (P-1(1)o)np Rydberg series can be observed up to n = 10. Efficient ultrafast all-optical switching in nonlinear directional couplers made of AlGaAs and AlGaAs/GaAs quantum wells near half the band gap is reported. The switching is limited by multiphoton absorption which is dominated by three-photon absorption in this spectral range. The three-photon absorption in the quantum well nonlinear directional coupler is stronger than that of bulk AlGaAs. Autocorrelations of the output pulses in the bar and cross states confirm pulse breakup through nonlinear coupling, and illustrate the effects of multiphoton absorption. All sets of experimental data are fitted well by a theoretical model.

1 MeV carbon ions were implanted into single-crystal copper which was then annealed in argon at temperatures ranging from 350 to 750-degrees-C. Regrowth of the radiation-damaged copper was examined by RBS-channeling measurements. Carbon segregation occurred on annealing at 750-degrees-C. Prolonged annealing at 750-degrees-C caused blistering of the copper layer over the buried carbon. After removal of the blistered copper overlayer, the previously buried carbon layer was examined by Raman scattering, showing that graphite is the dominant phase.
