The present invention relates to atomically-thin channel materials with crystallographically uniform interfaces to atomically-thin commensurate graphene electrodes and/or nanoribbons separated by nanogaps that allow for nanoelectronics based on quantum transport effects and having significantly improved contact resistances.

The composition of matter comprising Ga(Sbx)N1−x where x=0.01 to 0.06 is characterized by a band gap between 2.4 and 1.7 eV. A semiconductor device includes a semiconductor layer of that composition. A photoelectric cell includes that semiconductor device.

An electronic device includes a first electrode, a second electrode and a nanowire connected between the first and second electrodes to allow electric current flow. The nanowire is made from a conductive material exhibiting a variable resistance due to electromigration. The nanowire is repeatably switchable between two states. A voltage clamp operates through feedback control to maintain the voltage across the nanowire and prevent thermal runaway.

Single crystal and polycrystal oxoruthenates having the generalized compositions (Baz,Sr1−z)FexCoyRu6−(x+y)O11 (1≦(x+y)≦5; 0≦z≦1) and (Ba,Sr)M2±xRu4∓xO11 (M=Fe,Co) belong to a novel class of ferromagnetic semiconductors with applications in spin-based field effect transistors, spin-based light emitting diodes, and magnetic random access memories.

A system capable of pumping or mixing relatively warm fluids using a rotating magnetic element or bearing levitated by a cold superconducting element is disclosed. The magnetic element or bearing carries at least one impeller and is placed in a fluid vessel positioned external to the outer wall of a cryostat or other housing for the superconducting element. A separate cooling source thermally linked to the superconducting element provides the necessary cooling to create the desired superconductive effects and induce levitation in the magnetic element or bearing. A method including the steps of (a) depositing a metal layer on a selected portion of a silicon substrate under a first set of predetermined conditions to form an metal silicide layer and an intermediate n-type silicon layer; and (b) exposing the metal silicide layer and the n-type silicon layer to a second set of predetermined conditions to form a silicon clathrate film on the selected portion of the silicon substrate, where the intermediate n-type silicon layer acts to bond the silicon clathrate to the silicon substrate to form a silicon clathrate structure.

A novel thermoelectric material in the form of a unit cell including a first reagent intercalated as a semiconducting layer into a metallic layered host and a method for producing the thermoelectric material are disclosed. The unit cell is characterized by a Seebeck coefficient S of 80-140 μV/K° and an electrical conductivity σ of 103 -104 (Ωcm)-1, as well as a figure of merit Z of about 2×10-3 K-1 at 100° K.

A sensor package for ready insertion in properly registered position upon, or for removal from, a cabinet employed in electrical sensing of plane coordinates, is constructed to provide accurate readings when pierced by a small manually operated cursor.

A method for manufacturing the package including the affixing of accurately spaced electrodes on the package, is disclosed.

Apparatus for use in examining or treating patients with X-radiation or the like requires the making of a permanent record of the radiation applied. The operation of the radiation source is controlled in dependence upon the making of the record and the to radiation, or dose exposure is limited to a predetermined amount. A method is disclosed for safeguarding the patient and for producing a tangible record of the dose to which the patient is subjected.

An inexpensive electrical sensor of plane coordinates employs juxtaposed sheets of conducting material having electrical equipotential lines extending across each sheet and arranged normal to each other. A probe upon touching each sheet at a selected intersection of the equipotential lines causes separate signals to be applied to one or more conventional information-indicating units.
