The free hole carriers in GaN have been limited to concentrations in the low 1018 cm−3 range due to the deep activation energy, lower solubility, and compensation from defects, therefore, limiting doping efficiency to about 1%. Herein, we report an enhanced doping efficiency up to ~10% in GaN by a periodic doping, metal modulation epitaxy growth technique. The hole concentrations grown by periodically modulating Ga atoms and Mg dopants were over ~1.5 x 1019 cm−3.

Cold plasma is a state of matter that contains a large number of particles that are electrically charged. Plasmas generate chemically reactive species and ultraviolet radiation making them useful in decontamination applications (Kong & Laroussi, 2003). Research regarding the inactivation of gram-positive bacteria by cold plasma has been studied by Laroussi et al (2003); however, there is limited research regarding the germicidal effectiveness of cold plasma on Geobacillus stearothermophilus and Bacillus cereus microorganisms. Cathode boundary layer (CBL) discharge, which has been developed as a UV light source, operates in a direct current between a planar cathode and a ring-shape anode that are separated by a dielectric with an opening of the same diameter as the anode. The nonthermal CBL discharges operate in a medium pressure range down to 30 Torr, emitting excimer radiation when operated with noble gases. The radiant excimer emittance at 172 nm in xenon reaches 1.7 W/cm2, and a maximum excimer efficiency of 6 % has been obtained. The high excimer radiant emittance, in addition to low cost …

Backup or preservation of websites is often not considered until after a catastrophic event has occurred. In the face of complete website loss, webmasters or concerned third parties have attempted to recover some of their websites from the Internet Archive. This research shows how one type of monotone measure, namely Dempster-Shafer Theory of Evidence can expand the framework of uncertainty to provide decision makers a more robust solution space. This paper considers the security of sensor network applications. Our approach creates multicast regions that use symmetric key cryptography for communications. Each multicast region contains a single keyserver that is used to perform key management and maintain the integrity of a multicast region. Communications between two multicast regions is performed by nodes that belong to both regions. To ease the network management burden, it is desirable for the networks to self-organize into regions and dynamically select their keyservers. There are two disparate formulations of the entropic lattice Boltzmann scheme: one of these theories revolves around the analog of the discrete Boltzmann H function of standard extensive statistical mechanics, while the other revolves around the nonextensive Tsallis entropy. It is shown here that it is the nonenforcement of the pressure tensor moment constraints that lead to extremizations of entropy resulting in Tsallis-like forms. However, with the imposition of the pressure tensor moment constraint, as is fundamentally necessary for the recovery of the Navier-Stokes equations, it is proved that the entropy function must be of the discrete Boltzmann form. The Levels of Conceptual Interoperability Model (LCIM) was developed to cope with the different layers of interoperation of modeling & simulation applications. It introduced technical, syntactic, semantic, pragmatic, dynamic, and conceptual layers of interoperation and showed how they are related to the ideas of integratability, interoperability, and composability. The Coalition Battle Management Language is a language for representing and exchanging plans, orders, and reports across live, constructive and robotic forces in multi-service, multi-national and multi-organizational operations. Metastable oxygen atoms and molecules have received increased interest because of their function in surface modification, bio-decontamination and many other industrial applications, in addition to the role in the upper atmospheric layer chemistry. We review work on production and detection of metastable oxygen and we describe our experiments, including the development of techniques for measurement of metastable molecular oxygen. We show that either metastable oxygen molecules or metastable oxygen atoms can be produced in large quantities in electrical discharges, carefully tailored to promote the required kinetics. The preparation of the cavity walls has been one of the major challenges in the superconducting radio-frequency (SRF) accelerator technology. Therefore, constant research and development effort is devoted to develop surface preparation processes that will improve roughness and lower the level of impurities, like hydrogen or oxygen, embedded in bulk Nb, having in the same time reasonable etching rates. Plasma based surface modification provides an excellent opportunity to achieve these goals. We present Ar/Cl2 discharge treatment of bulk Nb where we achieved etching rates comparable to the rates obtained with the electropolishing method without introducing impurities in Nb. The …

The shape of pulverized bituminous coal particles (vitrinites) was determined by optical and laser light scattering. Vitrain samples were collected from obvious tree remains located in the ceilings of two Appalachian coal mines. Wet sieving produced narrow size cuts. The particles were determined to be oblong or blocky in shape, with average length-to-width ratio of 1.7 and sphericity of 0.78. They were analogous in shape to a square ended, rectangular "house brick". The two bituminous coals and different size cuts of each coal had essentially the same shape parameters. We evaluate and improve an existing curvature-based region growing algorithm for colonic polyp detection for our CT colonography (CTC) computer-aided detection (CAD) system by using Pareto fronts. The performance of a polyp detection algorithm involves two conflicting objectives, minimizing both false negative (FN) and false positive (FP) detection rates. This problem does not produce a single optimal solution but a set of solutions known as a Pareto front. Any solution in a Pareto front can only outperform other solutions in one of the two competing objectives. We evaluated a Pareto front-based multi-objective evolutionary algorithm for optimizing our CT colonography (CTC) computer-aided detection (CAD) system. The system identifies colonic polyps based on curvature and volumetric based features, where a set of thresholds for these features was optimized by the evolutionary algorithm. We utilized a two-fold cross-validation (CV) method to test if the optimized thresholds can be generalized to new data sets. We performed the CV method on 133 patients; each patient had a prone and a supine scan. There were 103 colonoscopically confirmed polyps resulting in 188 positive detections in CTC reading from either the prone or …

Model studies of current conduction and breakdown in TiO2 were carried out. Our simulation results indicate that electrical breakdown of TiO2 under multiple-pulsed conditions can occur at lower voltages as compared to quasi-dc biasing. This is in agreement with recent experimental data and is indicative of a cumulative phenomena. We demonstrate that the lower breakdown voltages observed in TiO2 under pulsed conditions is a direct rise-time effect, coupled with successive detrapping at the grain boundaries. 2007 American Institute of Physics.

The growth of indium on a vicinal Si (100) - (2×1) surface at room temperature by femtosecond pulsed laser deposition (fsPLD) was investigated by in situ reflection high-energy electron diffraction (RHEED). Recovery of the RHEED intensity was observed between laser pulses and when the growth was terminated. The surface diffusion coefficient of deposited In on initial two-dimensional (2D) In- (2×1) layer was determined. As growth proceeds, three-dimensional In islands grew on the 2D In- (2×1) layer. Geometric dimensioning and tolerancing is a symbolic language used on engineering drawings and computer generated three-dimensional solid models for explicitly describing nominal geometry and its allowable variation. Application cases using the concept of Rule 2 in the Geometric Dimensioning and Tolerancing (GD&T) are presented. The rule affects all fourteen geometric characteristics. Depending on the nature and location where each feature control frame is specified, interpretation on the applicability of Rule 2 is quite inconsistent. A novel feature selection strategy for improved face recognition in images with variations due to illumination conditions, facial expressions, and partial occlusions is presented in this dissertation. A hybrid face recognition system that uses feature maps of phase congruency and modular kernel spaces is developed. Phase congruency provides a measure that is independent of the overall magnitude of a signal, making it invariant to variations in image illumination and contrast. Coastal engineers have long recognized the need for a storm classification system that combines wave conditions, storm surge, and the length of time for the storm event. A new classification system has been developed that is based on the conservation of total horizontal momentum.
