Improvements To Optical Communication Capabilities Achieved Through The Optical Injection Of Semiconductor Lasers, Timothy P. Locke

Optically injection locked lasers have shown significant improvement in the modulation capabilities of directly modulated lasers. This research creates a direct-modulated optical communications system to investigate the bit-rate distance improvements achievable using optically injected Fabry-Pérot laser diodes. The injection strength and detuning frequency of the injection signal was varied to determine their impact on the optical communication link's characteristics. This research measured a 25 fold increase in bit-rate distance product using optical injection locking as compared to the injected laser's free-running capability. The development and demonstration of bipolar cascade vertical cavity surface emitting lasers is presented. The systematic approach to designing, fabricating, and characterizing the critical tunnel junction, incorporating the tunnel junction into an edge emitting bipolar cascade laser, and finally the transition to a VCSEL structure is detailed. A novel approach prior to growing and characterizing BC VCSELs was to investigate bipolar cascade light emitting diodes which incorporate the microcavity designs and disentangles the VCSEL cavity effects from the microcavity. Optical communication and computing systems are required to meet future information transfer and processing needs. Microcavity devices serve as an enabling technology to implement and integrate optoelectronic systems. It is important to understand the optical and mechanical properties of materials utilize within microcavity devices. Only then is it possible to accurately model and analyze structures. Microcavity structures incorporating a high aluminum content AlGaAs layers are designed, grown, processed, and measured. The processing of these devices includes the conversion of high aluminum-content AlGaAs layers to native aluminum oxide (AlO) layers through the process of thermal oxidation.
