Very recently, the hydrogenated amorphous silicon thin film transistor (a-Si:H TFT) has shown its important application as an on-board driver for large-area flat-panel liquid crystal displays. It is also highly desirable to have on-board TFT logic circuits adjacent to the TFT driver matrix and have them implemented in the same technology on the same substrate. This reduces the number of lead connections to the display and hence the cost, and increases the reliability of the display. The first area to be investigated is the modeling of ID vs. VD static output characteristics of the n-channel a-Si:H TFT. Second, ambipolar characteristics …

From a device structure standpoint it would be advantageous to sandwich laterally defined features between layers of epitaxially grown material. In silicon this is commonly dope by growing the bottom layer, patterning the desired feature, and growing a second layer. Unfortunately, this process has not been practical in GaAs for the same reason that there is no true MOS technology in GaAs: The. GaAs surface is irreparably damaged when it is exposed to the atmosphere leading to the formation of undesirable interface states. Fast algorithms for the computation of the real discrete Fourier transform (RDFT) are discussed. Implementations based on the RDFT are always efficient whereas the implementations based on the DFT are efficient only when signals to be processed are complex. The fast real Fourier (FRFT) algorithms discussed are the radix-2 decimation-in-time (DIT), the radix-2 decimation-in-frequency (DIF), the radix-4 DIT, the split-radix DIT, the split-radix DIF, the prime-factor, the Rader prime, and the Winograd FRFT algorithms.

Substantial injury can occur during reoxygenation of previously ischemic tissue in many experimental models, as the result of the generation of oxygen-derived free radicals. To test the antiradical activity of potentially protective compounds in this setting, we developed a simple screening system, applicable to fresh biopsy specimens, in which warm ischemia and reoxygenation of excised tissue are performed in vitro. Tissue production of malondialdehyde (MDA) equivalents is used as a nonspecific-but-sensitive marker of oxygen radical damage. Test compounds with putative antiradical activity are added prior to the reoxygenation phase, and their ability to suppress MDA production is an index of …

This work is concerned with the design and fabrication of an absolute radiometric detector operated over the 0.7 to 1.5 μm wavelength range. This application requires a semiconductor photodiode with high internal quantum efficiency and long term stability. Of many possible materials, germanium is chosen because high quality material is available, the fabrication processes are relatively straight forward, and a high quantum efficiency is achievable. The fabrication procedures for a germanium cell were developed. Two types of germanium photodiodes were fabricated and tested. We have investigated the dark current-voltage characteristics of GaAs pn homojunctions whose surfaces have been passivated with NuzS and (NH4)2S chemical treatments. Reductions in 2kTpcrimeter recombination currents by a factor of 3.2 were obtained for the two treatments. A shunt leakage, observed at low forward bias for the NazS treated devices, is virtually eliminated with the {NH4hS treatment. It is also shown that even the high quality, large area (0.25 cm1 ) pn diodes used in this study are dominated by 2kTedge currents before passivation.

Evidence For Band-Gap Narrowing Effects In Be-Doped, P-P+ Gaas Homojunction Barriers, H. L. Chuang, Paul David Demoulin, M. E. Klausmeier-Brown, Michael R. Melloch, Mark S. Lundstrom

The electrical performance of Be‐doped, p‐p+ GaAs homojunction barriers is characterized and analyzed. The results of the analysis show that minority‐carrier electrons, at 300 K, have a mobility of 4760 cm2/V s at a hole concentration of 2.3×1016 cm−3, and that the effective recombination velocity for these homojunction barriers is about 6×104 cm/s. We present evidence that this unexpectedly high recombination velocity is a consequence of an effective reduction in band gap due to the heavy impurity doping. The effective band‐gap shrinkage in this Be‐doped material grown by molecular‐beam epitaxy appears to be comparable to that already …

Measurements of electron injection currents in p+‐n diodes are presented for a range of p‐type dopant concentrations. A successive etch technique was used to characterize the electron injection current in terms of the product (noDn). Measurements are presented for Zn‐doped GaAs solar cells with p‐layer hole concentrations in the range 6.3×1017−1.3×1019 cm−3. The results demonstrate that so‐called band‐gap narrowing effects substantially increase the injected electron current in heavily doped p‐type GaAs. Myocardial perfusion pressure, defined as the aortic diastolic pressure minus the right atria1 diastolic pressure, correlates with coronary blood flow during cardiopulmonary resuscitation (CPR) and predicts initial resuscitation success. Whether this hemodynamic parameter can predict 24-h survival is not known. We examined the relationship between myocardial perfusion pressure and 24-h survival in 60 dogs that underwent prolonged (20 min) ventricular fibrillation and CPR. Forty-two (70%) animals were initially resuscitated and 20 (33%) survived for 24 h. The work reported here represents experiences with the PASM parallel processing system prototype during its first operational year. Most of the experiments were performed by students in the Fall semester of 1987. The first programming, and the first timing measurements, were made during the summer of 1987 by Sam Fineberg. The goal of the collection of experiments presented here was to undertake an Application-driven Architecture Study of the PASM system as a paradigm for parallel architecture evaluation in general.
