Department of Electrical and Computer Engineering Faculty Publications
Minority electron properties in p+‐GaAs doped with beryllium (Be) and with carbon (C) are reported. Measurements of essentially identical responses for structures differing only in dopant element demonstrate that the diffusivity (Dn) and the diffusion lengths (Ln) are the same in p+‐GaAs doped to ∼1019 cm−3 with Be‐ and C‐dopants. Zero‐field time‐of‐flight analysis yields Dn=35 cm2/s and internal quantum efficiency analysis yields Ln=2.4 μm, which implies a lifetime that is approximately at the estimated radiative limit. In addition, the majority Hall mobility was also found to be identical …
Minority Electron Transport In Inp/Ingaas Heterojunction Bipolar Transistors, Paul Dodd, Mark S. Lundstrom
Minority Electron Transport In Inp/Ingaas Heterojunction Bipolar Transistors, Paul Dodd, Mark S. Lundstrom
Department of Electrical and Computer Engineering Faculty Publications
Electron transport across the base of InP/InGaAs heterojunction bipolar transistors is examined by Monte Carlo simulation. The base transit times and electron distribution functions are examined as a function of basewidth. Clear ballistic behavior is observed only for extremely thin bases (much less than 100 A). Over the range of basewidths of interest for devices, base transport appears diffusive, but the electrons are very far from thermal equilibrium. The diffusive behavior is shown to arise from the sensitivity of the steady-state carrier population to small amounts of large-angle scattering.

Time‐resolved photoluminescence decay measurements are used to explore minority carrier recombination in n‐type GaAs grown by metalorganic chemical vapor deposition, and doped with selenium to produce electron concentrations from 1.3×1017 cm−3 to 3.8×1018 cm−3. For electron densities n0<1018 cm−3, the lifetime is found to be controlled by radiative recombination and photon recycling with no evidence of Shockley–Read–Hall recombination. For higher electron densities, samples show evidence of Shockley–Read–Hall recombination as reflected in the intensity dependence of the photoluminescence decay. Still, we find that radiative recombination and photon recycling are important for …10

A Massively Parallel Mimd Implemented By Simd Hardware?, H. G. Dietz, W E. Cohen
Department of Electrical and Computer Engineering Technical Reports
Both conventional wisdom and engineering practice hold that a massively parallel MIMD machine should be constructed using a large number of independent processors and an asynchronous interconnection network. In this paper, we suggest that it may be beneficial to implement a massively parallel MIMD using microcode on a massively parallel SIMD microengine; the synchronous nature of the system allows much higher performance to be obtained with simpler hardware. The primary disadvantage is simply that the SIMD microengine must serialize execution of different types of instructions - but again the static nature of the machine allows various optimizations that can minimize …

Decision Making And Uncertainty, Donald G. Davis Jr., E. Stewart Saunders

In an article intitled, “Epistemological Dead End and Ergonomic Disaster? The North Amercian Collections Inventory Project,” Journal of Academic Librarianship 13 (September 1987): 209-213, David Henige charges that academic libraries are deceiving themselves when they assign a number to a subject collection and claim that this number represents the strength of the collection. Assigning numbers or levels to subject collections is the methodology used by the RLG Conspectus to rate academic collections. This article by Davis and Saunders offers a counter argument, based on subjective probabilities, to justify the RLG procedure.

Willing To Provide But Unable To Support: The Dilemma Of Smaller Depositories In An Electronic Era , Bert Chapman
Libraries Research Publications
The increasing influence of government information in electronic format poses acute problems for smaller depositories facing financial and personnel shortages. These constraints will increase the dependence of smalier depositories on regional depositories and may compel the smaller institutions to reassess the viability of their depository status. This cumulative predicament will make some government information inacces-sibIe to users of smaller depositories.
Recognition of this should be augmented by acceptance of the reality that existing Federal budgetary pressures, coupled with trends toward user fees in other sectors of librarianship, make free and unimpeded access to all government information an unrealistic public policy …

Manual Of Traffic Impact Studies, 3 Volumes: Volume 1 - Final Report, Guidelines For Traffic Analysis Of Developments Along State Highways, Soumya Sekhar Dey, Jon D. Fricker
JTRP Technical Reports
With intensification urban development and dwindling public resources, assessing the impacts of a new development (traffic impact analysis) is becoming an important planning tool for transportation engineers, so that the traffic impacts of new developments can be foreseen and effective mitigating measures can be planned using optimal allocation of the available funds. The study establishes a detailed and standardized methodology for traffic impact analysis. Although the procedure was developed for the Indiana Department of Transportation, it can be used by other transportation agencies as well with little or no modification.
